Optoelectronic semiconductor chip with high reflectivity and method for producing an optoelectronic semiconductor chip with high reflectivity

In one embodiment, the optoelectronic semiconductor chip comprises a semiconductor layer sequence with an active zone for generating a radiation. The semiconductor layer sequence is based on AlInGaP and/or on AlInGaAs. A metal mirror for the radiation is located on a rear side of the semiconductor layer sequence opposite a light extraction side. A protective metallization is applied directly to a side of the metal mirror facing away from the semiconductor layer sequence. An adhesion promoting layer is located directly on a side of the metal mirror facing the semiconductor layer sequence. The adhesion promoting layer is an encapsulation layer for the metal mirror, so that the metal mirror is encapsulated at least at one outer edge by the adhesion promoting layer together with the protective metallization.

CATALYTIC METAMATERIAL ABSORBER-EMITTER, DEVICES AND METHODS OF FABRICATION AND APPLICATIONS THEREOF

Devices and methods are disclosed for near unity absorption or near zero reflection of electromagnetic radiation over a wide range of wavelengths, omnidirectionally and that use the absorbed radiation to enhance the catalysis conversion of reactant chemicals to product chemicals of interest via the patterning of subwavelength metamaterial elements as a surface, or colloidal clusters of subwavelength particles as a suspension. The arrangements, dimensions, materials and geometries of the unit elements of the meta-surface or colloidal clusters may be selected to produce an effective refractive index lower than that of the refractive index of the comprising materials, such that the effective index approaches the index of the surrounding medium. Impedance matching, plasmonic modes between the metamaterial elements or cluster nanoparticles, ohmic material losses, and bandgap absorption may be combined to achieve broadband near-unity absorption and/or modulated thermal emission bands, enhancing the catalysis rates of gas, liquid and multi-phase chemical reactions.

Electrically tunable metasurfaces incorporating a phase change material

Electrically tunable metasurfaces including an array of subwavelength metasurface unit elements are presented. The unit elements include a stacked metal-insulator-metal structure within which an active phase change layer is included. A purely insulator, metal, or coexisting metal-insulator phase of the active layer can be electrically controlled to tune an amplitude and phase response of the metasurfaces. In combination with the subwavelengths dimensions of the unit elements, the phase and amplitude response can be controlled in a range from optical wavelengths to millimeter wavelength of incident light. Electrical control of the unit elements can be provided via resistive heating produced by flow of current though a top metal layer of the unit elements. Alternatively, electrical control of the unit elements can be provided via electrical field effect produced by applying a voltage differential between the top and bottom metal layers of the unit elements.
