Copper deposition in wafer level packaging of integrated circuits

An electrodeposition composition comprising: (a) a source of copper ions; (b) an acid; (c) a suppressor, and (d) a leveler, wherein the leveler comprises a quaternized dipyridyl compound prepared by reacting a dipyridyl compound with a difunctional alkylating agent or a quaternized poly(epihalohydrin). The electrodeposition composition can be used in a process for forming a copper feature over a semiconductor substrate in wafer level packaging to electrodeposit a copper bump or pillar on an underbump structure of a semiconductor assembly.

This disclosure relates to a composition and application thereof in antitumor drugs. The composition is prepared from a platinum-based antitumor compound and a novel compound, wherein the novel compound is sodium(S)-2-(dithiocarboxylate ((2S, 3R, 4R, 5R)-2,3,4,5,6-pentahydroxyhexyl)amino)-4-(methylthio)butyrate. The novel compound in the composition could effectively chelate the platinum-based antitumor compound and reduce the various adverse effects exhibited by the platinum-based compound. The dosage of the platinum-based antitumor compound can thus be increased, and the antitumor effect can be optimized. The novel compound itself is low-toxic and it has low chelating activities with essential metals in the human body; it would not impose significant adverse effects on the human body at given doses. The composition and its application as an antitumor drug provided by the present disclosure overcome some technical drawbacks of platinum-based antitumor drugs of the prior art, namely severe adverse effects and the development of drug resistance during administration.

The present invention provides a route for synthesizing monofunctional thiuram compounds that is safe, environmentally friendly, and cost effective. This method specifically involves synthesizing a monofunctional thiuram by (1) reacting a tetraorganylthiuram disulfide with an organyl mercaptan to produce the monofunctional thiuram and a dithiocarbamate metal salt or a dithiocarbamate metalloid salt under basic conditions, (2) separating the monofunctional thiuram in an organic phase from the dithiocarbamate metal salt or the dithiocarbamate metalloid salt in an aqueous phase, and (3) recovering the monofunctional thiuram from the aqueous phase. The monofunctional thiuram compounds made in accordance with this invention are of particular value as accelerators for use in the vulcanization of rubber. The use of these monofunctional thiuram compounds as accelerators provides good cure rates and as well as good scorch safety.

Amines and amine derivatives that improve the buffering range, and/or reduce the chelation and other negative interactions of the buffer and the system to be buffered. The reaction of amines or polyamines with various molecules to form polyamines with differing pKa's will extend the buffering range, derivatives that result in polyamines that have the same pKa yields a greater buffering capacity. Derivatives that result in zwitterionic buffers improve yield by allowing a greater range of stability.
