CMP polishing agent, manufacturing method thereof, and method for polishing substrate
The present invention provides a CMP polishing agent containing polishing particles, a protective agent, and water, wherein the protective agent is a silsesquioxane polymer having a polar group. This provides a CMP polishing agent which can reduce polishing scratches produced due to polishing in a CMP process and has high polishing selectivity.
FREEZE-THAW STABLE WATER-IN-OIL EMULSION CLEANER AND/OR POLISH COMPOSITIONS
Water-in-oil (W/O) emulsion compositions having freeze-thaw stability are provided which include water, at least one hydrocarbon solvent, at least one nonionic emulsifier, and at least one freeze-thaw stabilizer which either prevents breaking of the emulsion after a freeze-thaw cycle or enables the emulsion to be re-formed following breaking after a freeze-thaw cycle by simple shaking of the emulsion composition. Preferred freeze-thaw stabilizers are polyols (e.g., glycerin), sugars (e.g., sucrose), polar aprotic solvents (e.g., dimethyl sulfoxide) and amphoteric compounds (e.g., lauryl dimethyl amine oxide). The freeze-thaw stabilizers are particularly useful in furniture care, shoe care and auto care cleaning and/or polishing products including therein water, hydrocarbon solvent(s), nonionic emulsifier(s) and additives, such as film former(s), surfactant(s), fragrance component(s) and preservative(s).

An automotive wax emulsion created by a unique cold, reverse, water-in-oil (W/O) emulsion process is described herein. The emulsion is created at room temperatures under high shear in minutes. The formulation can carry various abrasive materials, shine enhancement actives, wax and lubrication components without preservatives. The formulation provides for an emulsion with unique Quick-Break type characteristics. When applied by hand, the emulsion breaks upon friction with the contact surface releasing the oil-soluble actives in a controlled manner that eliminates the need for electric or pneumatic machine buffing.

METHOD FOR APPLYING WAX TO A VEHICLE
A method of applying a polish formulation to a vehicle. A water hose is connected at one end to a water source and at the other end it is connected to a siphon-sprayer having a polish formulation in its container. The polish formulation includes polish emulsions. The water is turned on and flows from the water source through the water hose and then through the siphon-sprayer. The polish formulation is siphoned up from the siphon-sprayer to form a polish formulation and water mixture that is then sprayed onto the vehicle. After application of the polish formulation and water mixture, no further step of buffing or wiping is required. In one preferred embodiment, the polish emulsion is a cationically charged wax emulsion.
