An image exposure device includes an image display device having pixels that emit light having a plurality of wavelengths; a photosensitive recording medium support portion that supports a photosensitive recording medium for recording an image of the image display device; a collimation portion that is disposed between the image display device and the photosensitive recording medium support portion and makes radiation light including the light having a plurality of wavelengths radiated from the pixels into first transmitted light radiated within a range of a first radiation angle narrower than a radiation angle of the radiation light; and a dichroic filter that is disposed between the collimation portion and the photosensitive recording medium support portion, and makes the first transmitted light including the light having a plurality of wavelengths into second transmitted light radiated within a range of a second radiation angle equal to or smaller than the first radiation angle.

The first protective film is adhered to a surface of the rail guide, in which the roller structure is moveable along the first protective film on the surface of the rail guide.

The method for cleaning a reflective photomask includes placing a photomask in a first chamber, and performing a dry cleaning operation on the photomask in the first chamber, wherein the dry cleaning operation includes providing hydrogen radicals to the first chamber, generating hydrocarbon gases as a result of reactions of the hydrogen radicals, and removing the hydrocarbon gases from the first chamber.

Embodiments described herein provide a lithographic system having two or more lithographic tools connected to a radiation source using two or more variable attenuation units. In some embodiments, the variable attenuation unit reflects a portion of the received light beam to the lithographic tool attached thereto and transmits a remaining portion of the received light beam to the lithographic tools downstream. In some embodiments, the radiation source includes two or more laser sources to provide laser beams with an enhanced power level and which can prevent operation interruption due to laser source maintenances and repair.

The method includes moving the wafer stage toward the edge of the table body, such that the wafer stage pushes the first cable outwardly, such that the leaf spring is moved toward a first protective film on a surface of the stopper facing the leaf spring.
