A method of mixing at least two gases is provided. This method includes providing a mixture composition control, including a predetermined composition input and a composition trim input. Providing N gas flow meters, including a N gas flows, and N desired gas flow rates determined by the mixture composition control, wherein N is 3 or more. Mixing the N gas flows, thereby producing a mixed gas flow at the predetermined composition and at a line pressure. Configuring the N flow meters to adjust the N gas flows to maintain the line pressure at a predetermined value, while maintaining the predetermined composition. And adjusting the composition trim input to vary the composition of the mixed gas, without modifying the predetermined composition input.

A base valve, a base pump, a catalyst valve, a catalyst pump, a mixing chamber, a base cylinder connected to the base valve, and a catalyst cylinder connected to the catalyst valve. The base and catalyst cylinders are actuated so as to push base and catalyst fluids out of the base and catalyst cylinders, respectively, and into the mixing chamber. An electronic controller has a ready mode and a dispensing mode. In the ready mode, the controller i) activates the base and catalyst pumps and ii) signals the actuator to push or pull, in response to a dispense signal being asserted. In the dispensing mode, the controller a) deactivates the base and catalyst pumps, b) signals the actuator to stop pushing or stop pulling, and maintains a) and b) in response to the dispense signal being de-asserted. Other embodiments are also described.

Methods are described for filling gas mixture supply vessels with constituent gases to achieve precision compositions of the gas mixture, wherein the gas mixture comprises at least two constituent gases. Cascading fill techniques may be employed, involving flowing of gases from single source vessels to multiple target vessels, or from multiple source vessels to a single target vessel. The methods may be employed to form dopant gas mixtures, e.g., of boron trifluoride and hydrogen, for ion implantation applications.
