APPARATUSES AND METHODS FOR REFRESH ADDRESS MASKING
Apparatuses, systems, and methods for refresh address masking. A memory device may refresh word lines as part of refresh operation by cycling through the word lines in a sequence. However, it may be desirable to avoid activating certain word lines (e.g., because they are defective). Refresh masking logic for each bank may include a fuse latch which stores a selected address associated with a word line to avoid. When a refresh address is generated it may be compared to the selected address. If there is a match, a refresh stop signal may be activated, which may prevent refreshing of the word line(s).
DEVICES AND METHODS FOR PREVENTING ERRORS AND DETECTING FAULTS WITHIN A MEMORY DEVICE
A data processing system includes a memory configured to receive memory access requests. Each memory access request having a corresponding access address and having a corresponding parity bit for an address value of the corresponding access address. The corresponding access address is received over a plurality of address lines and the parity bit is received over a parity line. The memory includes a memory array having a plurality of memory cells arranged in rows, each row having a corresponding word line of a plurality of word lines, and a row decoder coupled to the plurality of address lines, the parity line, and the plurality of word lines. The row decoder is configured to selectively activate a selected word line of the plurality of word lines based on the corresponding access address and the corresponding parity bit of a received memory access request. The concept can also be used with parity bits on columns of the memory cells and a column decoder that selects bit lines associated with column address lines.
MEMORY SYSTEM
According to one embodiment, a memory system includes: a controller configured to execute an error correction process on first data read from a first area at a first address of a memory device and determine a read level used for reading data at the first address according to a result of the correction process. The controller executes the correction process on first frame data of the first data. When the correction process on the first frame data has failed, the controller executes the correction process on second frame data of the first data. When the correction process on the second frame data has succeeded, the controller determines the read level based on a result of comparison between the second frame data and a result of the correction process on the second frame data.
MEMORY DEVICE AND OPERATING METHOD THEREOF
An operating method of a memory device includes: acquiring an address of a first bad word line, the first bad word line included in a plurality of word lines of the memory device; detecting whether word lines adjacent to the first bad word line are bad based on the address of the first bad word line, the word lines adjacent to the first bad word line included in the plurality of word lines; designating a first word line among the word lines adjacent to the first bad word line as a prohibited word line, the first word line being detected as a second bad word line; and sending first data via a second word line among the word lines adjacent to the first bad word line, the second word line being detected as a normal word line.
Memory system including parities written to dummy memory cell groups
According to one embodiment, a memory system includes a memory controller and a nonvolatile memory with multiple planes each provided with multiple word lines, memory cell groups, dummy word lines, and dummy memory cell groups. The memory controller writes data to a memory cell group connected to a corresponding word line of any of the planes, such that a plane to which k-th data are to be written is different from a plane to which (k+m−1)-th data are to be written, and writes the parities to any of the dummy memory cell groups. The combinations of the data used for generating the different parities are different from each other.
CIRCUIT AND METHOD TO DETECT WORD-LINE LEAKAGE AND PROCESS DEFECTS IN NON-VOLATILE MEMORY ARRAY
An integrated circuit die includes memory sectors, each memory sector including a memory array. The die includes a voltage regulator with a first transistor driven by an output voltage to thereby generate a gate voltage, the output voltage being generated based upon a difference between a constant current and a leakage current. A selection circuit selectively couples the gate voltage to a selected one of the plurality of memory sectors. A leakage detector circuit drives a second transistor with the output voltage to thereby generate a copy voltage based upon a difference between a variable current and a replica of the constant current, increases the variable current in response to the copy voltage being greater than the gate voltage, and asserts a leakage detection signal in response to the copy voltage being less than the gate voltage, the leakage detection signal indicating excess leakage within the memory array.
SYSTEM AND METHOD TO MINIMIZE CODEWORD FAILURE RATE
Memory devices may have an array of elements in two or more dimensions. The memory devices use multiple access lines arranged in a grid to access the memory devices. Memory cells located at intersections of the access lines in the grid. Drivers are used for each access line and configured to transmit a corresponding signal to respective memory cells of the plurality of memory cells via a corresponding access line. The memory devices may use an address scrambler to determine a bit error rate for accessing memory cells and remap an address of a particular memory cell to have a bit error rate below a threshold. In this way, the address scrambler may distribute the bit error rates of multiple accesses of the array.
Word line control method, word line control circuit device and semiconductor memory
A word line control method, a word line control circuit device, and a semiconductor memory are provided. The method includes: acquiring a row address input signal; acquiring a test mode signal; performing logical and decoding operations on the row address input signal and the test mode signal to generate a row address control signal, wherein the row address control signal includes at least two valid activation signals; and simultaneously activating at least two non-adjacent word lines based on the at least two valid activation signals. The row address control signal obtained allows simultaneous activation of at least two non-adjacent word lines. Since none of any two non-adjacent word lines share a common contact area, a test will not be affected by the disconnection of a contact area or the presence of high impedance, thus improving test accuracy.
SEMICONDUCTOR DEVICE HAVING A TEST CIRCUIT
Disclosed herein is an apparatus that includes a plurality of memory sections each including a plurality of word lines, a predecoder circuit configured to generate predecoded section address signals to select one of the plurality of memory sections and predecoded word line address signals to select one of the word lines included in a selected one of the plurality of memory sections based on a row address, and a section address control circuit configured to retain the predecoded section address signals regardless of an update of the row address in a test operation mode.

Disclosed is an operation method of a memory device which includes floating a first driving line corresponding to a first word line from the first word line and precharging the first driving line with a first voltage, floating the first driving line from the first voltage to sense a first voltage variation of the first driving line, storing the first voltage variation in a first capacitor, electrically connecting the first driving line to the first word line and precharging the first driving line and the first word line with the first voltage, floating the first driving line and the first word line from the first voltage to sense a second voltage variation of the first driving line and the first word line, and outputting a first detection signal corresponding to a first leakage current through the first word line based on the first voltage variation and the second voltage variation.
