The present application provides a circuit and an associated chip. The circuit is coupled to a memory. The circuit includes: a first scan flip-flop (FF), being a previous-stage scan FF of an input terminal of the memory and having an output terminal coupled to an input terminal of the memory; and a second scan FF, being a next-stage scan FF of an output terminal of the memory and having an input terminal coupled to an output terminal of the memory; wherein a scan mode of the circuit has a load phase and a capture phase, during the capture phase, data output from the output terminal of the first scan FF loops back to a data input terminal of the first scan FF via a first loop, and the first loop is free from passing through the second scan FF.

A method of testing a three dimensional (3D) memory cell array includes writing data to each layer of memory cells in the 3D memory cell array, simultaneously performing a read operation of each memory cell in at least a first pillar of the 3D memory cell array, determining whether a memory cell in the 3D memory cell array has failed in response to the read operation, and replacing at least one failed memory cell in the 3D memory cell array with a spare memory cell in response to determining that the memory cell in the 3D memory cell array has failed. The first pillar includes memory cells on each corresponding layer of the 3D memory cell array.

SYSTEMS AND METHOD TO TEST SEMICONDUCTOR DEVICES

A method for testing semiconductor devices is disclosed, which includes: obtaining a result measured on a semiconductor device in one of a set of tests; comparing the result with a maximum value determined among respective results that were previously measured in one or more of the set of tests and a minimum value determined among respective results that were previously measured in one or more of the set of tests; determining, based on the comparison between the first result and the maximum and minimum values, whether to update the maximum and minimum values to calculate a delta value; comparing the delta value with a noise threshold value; determining based on the comparison between the delta value and the noise threshold value, whether to update a value of a timer; determining that the value of the timer satisfies a timer threshold; and determining that the semiconductor device incurs noise.

Interconnected command/address resources

Command/address (CA) pads of a wafer may be coupled with one or more logic circuits of the wafer to support transmission of a test signal between different memory dies of the wafer. A CA pad of a first memory die may be coupled with a repeater circuit in a scribe region of the wafer, and the repeater circuit may be coupled with a corresponding control circuit in the scribe region. These circuits may support repetition of a signal from a probe card to one or more other CA conductive paths of one or more other memory dies of the wafer. The repeater circuit may receive a test signal from the CA pad, which may be coupled with and receive the test signal from the probe card, and may transmit the test signal to another CA pad of another memory die based on a configuration of the control circuit.

An apparatus and method for performing memory operations in memory stacks comprising receiving a memory operation request at a first memory controller, where the first memory controller is in included in a first logic die in communication with a first memory die of a first memory technology, from a processor via a first bus. The method further comprising, on a condition that the memory operation request is associated with a second memory technology, communicating the memory operation request to a second memory controller via a side bus, where the second memory controller is included in a second logic die in communication with a second memory die of the second memory technology, and, on a condition that the memory operation request is associated with the first memory technology, performing the memory operation request. The first and second logic dies and the first and second memory dies being stacked on the processor.
