The chirped fiber grating element is configured such that: a pitch Λi of a grating (11a) increases with increasing distance from one end surface (1A); and a refractive index difference Δni of the grating (11a) increases with increasing distance from the end surface (1A).

A waveguide based wavelength-tunable laser formed on a semiconductor substrate includes a first reflector from which laser light is output, a second reflector configuring a laser resonator together with the first reflector, a gain portion that is provided between the first reflector and the second reflector, at least two wavelength filters that can adjust wavelength characteristics and adjust a wavelength of the laser light, and a phase adjuster that adjusts an optical path length in the laser resonator, and a waveguide is formed to fold back an optical path by an angle of substantially 180 degrees between the first reflector and the second reflector.

OPTICAL MODULE

The optical module includes: a housing having first and second end walls and a pair of side walls; a semiconductor laser element; a first TEC; a wavelength locker unit including an optical splitting component and an etalon filter; and a second TEC. The second end wall is provided with a feedthrough. The pair of side walls is not provided with an external connection terminal. The second TEC is disposed between the first TEC and the second end wall and has: a first substrate thermally coupled to a bottom surface of the housing; a second substrate thermally coupled to the etalon filter; and a heat transfer part that transfers heat. The optical module further includes a wiring pattern that is arranged side by side with the heat transfer part and that supplies electric power to the first TEC from the feedthrough.

A method for tuning an emission wavelength of a laser device, including: acquiring a drive condition of a wavelength tunable laser diode to make the wavelength tunable laser diode oscillate at a wavelength from a memory; driving a first thermo-cooler and a first heater based on the drive condition of the wavelength tunable laser diode; determining whether respective control values of the first thermo-cooler and the first heater are reached within a first range of target values; and driving a gain region after the control values have been reached within the first range.

The diffraction grating structure is set so that an oscillation mode using a reflection peak on the shortest wavelength side among a plurality of reflection peaks corresponding to the wavelength-tunable band is easily oscillated the most in a state where a current to the two DBR regions of the SSG-BPFR is 0. The SSG-DBR laser is configured such that the average period value of the diffraction grating of the front DBR is larger than the average period value of the diffraction grating of the rear DBR. The diffraction grating is configured so that the wavelengths of the reflection peaks on the shortest wavelength side among the plurality of reflection peaks coincide with each other between the two DBR regions in a state where no current is supplied.

A low noise, single mode laser includes a semiconductor gain element generating light and having a highly reflective first end forming a first end of a laser cavity. The gain element may be monolithically or discretely integrated with, or distinct from, and coupled to a waveguide comprised of a low loss material with a refractive index n greater than 3. The waveguide includes a Bragg grating forming the second end of the laser cavity. A cavity phase control section may be provided between the gain element and the Bragg grating. Two photodetector monitors provide a feedback signal for locking the light from the gain element to a specific wavelength on the Bragg grating reflection spectrum by varying at least one of the cavity phase control section and the gain element bias current. The Bragg grating may have a physical length larger than 10 mm and that occupies at least 50% of the optical length of the external cavity.
