A method for manufacturing a three-dimensional memory device comprises: forming a first pre-stack by alternately stacking a plurality of first interlayer dielectric layers and a plurality of first sacrificial layers in a vertical direction; forming, in the first pre-stack, a first staircase part; forming a plurality of first vertical vias, which pass through the first staircase part, and a plurality of second vertical vias that pass through a first coupling part of the first pre-stack; forming a second pre-stack by alternately stacking a plurality of second interlayer dielectric layers and a plurality of second sacrificial layers on the first pre-stack; forming, in the second pre-stack, a second staircase part; forming a plurality of third vertical vias and a plurality of fourth vertical vias; and replacing the first and second sacrificial layers with an electrode material.

The upper semiconductor layer has a first sidewall defined by the cutting structure. The lower semiconductor layer has a second sidewall adjacent to the first sidewall. The first sidewall and the second sidewall are horizontally offset from each other.

Nonvolatile memory device and method for manufacturing the same
A method for manufacturing a semiconductor device includes providing a substrate structure having an active region, a gate insulating layer, a charge storage layer, a gate dielectric layer, and a gate layer sequentially formed on the active region. The method also includes forming a patterned metal layer on the substrate structure, removing a respective portion of the gate layer, the gate dielectric layer, the charge storage layer using the patterned metal gate layer as a mask to form multiple gate structures separated from each other by a space. The gate structures each include a stack containing a second portion of the charge storage layer, the gate dielectric layer, the gate layer, and one of the gate lines. The method further includes forming an interlayer dielectric layer on a surface of the gate structures stretching over the space while forming an air gap in the space.

After forming a first sacrificial gate stack over a portion of a first semiconductor fin located in a logic device region of a substrate, and a second sacrificial gate stack over a portion of a second semiconductor fin located in a memory device region of the substrate, in which each of the first sacrificial gate stack and the second sacrificial gate stack includes, from bottom to top, a tunneling oxide portion, a floating gate electrode, a control oxide portion, a gate conductor and a gate cap, an entirety of the first sacrificial gate stack is removed to provide a first gate cavity, and only the gate cap and the gate conductor are removed from the second sacrificial gate stack to provide a second gate cavity. Next, a high-k gate dielectric and a gate electrode are formed within each of the first gate cavity and the second gate cavity.

An integrated circuit comprises a ferroelectric memory cell including an oxide storage layer, an electrode layer, and an interface layer. The oxide storage layer comprises a ferroelectric material that is at least partially in a ferroelectric state. The ferroelectric material comprises, as main components, oxygen and any of the group consisting of Hf, Zr and (Hf,Zr). The interface layer is disposed between the oxide storage layer and the electrode layer and includes at least one element with a higher valence value than Hf or Zr.

In a MONOS memory of the split-gate type formed by a field effect transistor formed on a fin, it is prevented that the rewrite lifetime of the MONOS memory is reduced due to charges being locally transferred into and out of an ONO film in the vicinity of the top of the fin by repeating the write operation and the erase operation. By forming a source region at a position spaced downward from a first upper surface of the fin in a region directly below a memory gate electrode, the current is prevented from flowing concentratedly at the upper end of the fin.

An alignment key extends into the first auxiliary stack structure and protrudes to a higher level than an uppermost end of the first stack structure. A second auxiliary stack structure is disposed on the first auxiliary stack structure and the alignment key, and includes a plurality of second insulating layers and a plurality of second mold layers alternately stacked. The second auxiliary stack structure includes a protrusion aligned with the alignment key.
