SEMICONDUCTOR STRUCTURE AND METHOD FOR FABRICATING SAME
Embodiments discloses a semiconductor structure and a fabricating method. The method includes: forming a contact hole on a substrate; forming a first doped layer on a surface of the contact hole, and annealing the first doped layer; forming at least one second doped layer on the first doped layer, and annealing each of the at least one second doped layer; and forming a third doped layer on the at least one second doped layer to fill up the contact hole. A thickness of the at least one second doped layer is greater than a thickness of the third doped layer, and the thickness of the third doped layer is greater than the thickness of the first doped layer. Annealing not only can repair lattice mismatch and lattice defect in the first doped layer/second doped layer, but also can improve surface roughness of the first doped layer/second doped layer.
Surface modification layer for conductive feature formation
Embodiments described herein relate generally to methods for forming a conductive feature in a dielectric layer in semiconductor processing and structures formed thereby. In some embodiments, a structure includes a dielectric layer over a substrate, a surface modification layer, and a conductive feature. The dielectric layer has a sidewall. The surface modification layer is along the sidewall, and the surface modification layer includes phosphorous and carbon. The conductive feature is along the surface modification layer.
Semiconductor device having a through silicon via and methods of manufacturing the same
A semiconductor device is provided. The semiconductor device includes a first insulating interlayer disposed on a first surface of a substrate; a pad pattern disposed on a lower surface of the first insulating interlayer, the pad pattern including a first copper pattern; and a through silicon via passing through the substrate and the first insulating interlayer, and contacting the first copper pattern of the pad pattern. The through silicon via includes a first portion passing through the substrate and the first insulating interlayer, and a second portion under the first portion and extending to a portion of the first copper pattern in the pad pattern. A boundary of the through silicon via has a bent portion between the first portion and the second portion.

A semiconductor device including a substrate; a fin active region on the substrate and extending in a first direction; a gate structure extending across the fin active region and extending in a second direction; a source/drain region in the fin active region on a side of the gate structure; an insulating structure covering the gate structure and the source/drain region; and contact structures penetrating through the insulating structure and respectively connected to the source/drain region and the gate structure, wherein one of the contact structures includes a seed layer on the gate structure or the source/drain regions and including lower and upper regions, the lower region having a first grain size and the upper region being amorphous or having a grain size different from the first grain size, and a contact plug on an upper region of the seed layer and having a second grain size.
METHOD FOR FORMING FIN FIELD EFFECT TRANSISTOR (FINFET) DEVICE STRUCTURE WITH DEEP CONTACT STRUCTURE
A method for forming a FinFET device structure and method for forming the same is provided. The method includes forming an isolation structure over a substrate and forming a first dielectric layer over the isolation structure. The method includes forming a gate structure in the first dielectric layer and forming a deep trench through the first dielectric layer and the isolation structure. The method also includes forming an S/D trench in the first dielectric layer and filling a metal material in the deep trench and the S/D trench to form a deep contact structure and the S/D contact structure. A bottom surface of the S/D contact structure is higher than a bottom surface of the deep contact structure.
Selective Deposition of Metal Barrier in Damascene Processes
A method of forming an integrated circuit structure includes forming an etch stop layer over a conductive feature, forming a dielectric layer over the etch stop layer, forming an opening in the dielectric layer to reveal the etch stop layer, and etching the etch stop layer through the opening using an etchant comprising an inhibitor. An inhibitor film comprising the inhibitor is formed on the conductive feature. The method further includes depositing a conductive barrier layer extending into the opening, performing a treatment to remove the inhibitor film after the conductive barrier layer is deposited, and depositing a conductive material to fill a remaining portion of the opening.
MOLYBDENUM DEPOSITION
Provided are methods of filling patterned features with molybdenum (Mo). The methods involve selective deposition of Mo films on bottom metal-containing surfaces of a feature including dielectric sidewalls. The selective growth of Mo on the bottom surface allows bottom-up growth and high quality, void-free fill. Also provided are related apparatus.
GAP FILL METHODS USING CATALYZED DEPOSITION
Methods of depositing a metal film are discussed. A metal film is formed on the bottom of feature having a metal bottom and dielectric sidewalls. Formation of the metal film comprises exposure to a metal precursor and an alkyl halide catalyst while the substrate is maintained at a deposition temperature. The metal precursor has a decomposition temperature above the deposition temperature. The alkyl halide comprises carbon and halogen, and the halogen comprises bromine or iodine.
CLEANING CHAMBER FOR METAL OXIDE REMOVAL
