A semiconductor device includes: a plurality of lower electrodes arranged on a substrate in a first direction, which is parallel to a main surface of the substrate, and a second direction parallel to the main surface of the substrate and perpendicular to the first direction; and a support structure pattern configured to connect the plurality of lower electrodes to each other to support the plurality of lower electrodes, on the substrate and including a plurality of open portions. The plurality of open portions have shapes extending longer in the second direction than in the first direction, and when viewed from inner sides of the plurality of open portions, the plurality of open portions are convex in the first direction and are concave in the second direction.
Integrated circuit device and method of fabricating integrated circuit
An integrated circuit device includes a complementary metal oxide semiconductor (CMOS) image sensor. The complementary metal oxide semiconductor (CMOS) image sensor includes a P-N junction photodiode, a transistor gate, a polysilicon plug and a stacked metal layer. The P-N junction photodiode is disposed in a substrate. The transistor gate and the polysilicon plug are disposed on the substrate, wherein the polysilicon plug is directly connected to the P-N junction photodiode. The stacked metal layer connects the polysilicon plug to the transistor gate, wherein the stacked metal layer includes a lower metal layer and an upper metal layer, and the lower metal layer includes a first metal silicide part contacting to the polysilicon plug. The present invention also provides a method of fabricating said integrated circuit device.
Devices including vias extending through alternating dielectric materials and conductive materials, and related methods
A semiconductor device includes a capacitor structure. The capacitor structure comprises conductive vias extending through openings in a stack of alternating dielectric materials and first conductive materials, each conductive via comprising a second conductive material extending through the openings and another dielectric material on sidewalls of the openings, first conductive lines in electrical communication with a first group of the conductive vias, and second conductive lines in electrical communication with a second group of the conductive vias. Related semiconductor device, electronic systems, and methods are disclosed.
INTEGRATED CIRCUIT DEVICE AND METHOD OF FABRICATING INTEGRATED CIRCUIT
An integrated circuit device includes a complementary metal oxide semiconductor (CMOS) image sensor. The complementary metal oxide semiconductor (CMOS) image sensor includes a P-N junction photodiode, a transistor gate, a polysilicon plug and a stacked metal layer. The P-N junction photodiode is disposed in a substrate. The transistor gate and the polysilicon plug are disposed on the substrate, wherein the polysilicon plug is directly connected to the P-N junction photodiode. The stacked metal layer connects the polysilicon plug to the transistor gate, wherein the stacked metal layer includes a lower metal layer and an upper metal layer, and the lower metal layer includes a first metal silicide part contacting to the polysilicon plug. The present invention also provides a method of fabricating said integrated circuit device.

An integrated circuit (IC) device including a line structure including a conductive line formed on a substrate and a lower insulation capping pattern; an insulation spacer covering a sidewall of the line structure; a conductive plug spaced apart from the conductive line in a first horizontal direction; a lower insulation fence spaced apart from the conductive line in the first horizontal direction, the lower insulation fence having a sidewall that contacts the conductive plug; and an upper insulation fence including a first portion covering the lower insulation capping pattern and a second portion covering the lower insulation fence, wherein a width of the second portion in a second horizontal direction perpendicular to the first horizontal direction is different from a width of the lower insulation fence in the second horizontal direction.

INTEGRATED MIM DIODE
In an integrated circuit, a metal-insulator-metal (MIM) diode includes: a first metallization structure level having a first metal layer; a first dielectric layer over the first metal layer; a metal contact or via on the first metal layer and extending through a portion of the first dielectric layer; and a second metallization structure level having a second metal layer; and a second dielectric layer over the second metal layer. The diode has a first electrode on the metal contact or via, a multilayer dielectric structure on the first electrode, and a second electrode between the multilayer dielectric structure and the second metal layer.
Semiconductor device and method for fabricating the same
A method for fabricating semiconductor device includes the steps of: providing a material layer having a contact pad therein; forming a dielectric layer on the material layer and the contact pad; forming a doped oxide layer on the dielectric layer; forming an oxide layer on the doped oxide layer; performing a first etching process to remove part of the oxide layer, part of the doped oxide layer, and part of the dielectric layer to form a first contact hole; performing a second etching process to remove part of the doped oxide layer to form a second contact hole; and forming a conductive layer in the second contact hole to form a contact plug.
PACKAGE-INTEGRATED VERTICAL CAPACITORS AND METHODS OF ASSEMBLING SAME
Disclosed embodiments include in-recess fabricated vertical capacitor cells, that can be assembled as close to the surface of a semiconductor package substrate as the first-level interconnect surface. The in-recess fabricated vertical capacitor cells are semiconductor package-integrated capacitors. Disclosed embodiments include laminated vertical capacitor cells where a plated through-hole is twice breached to form opposing capacitor plates. The breached, plated through-hole capacitors are semiconductor package-integrated capacitors.
Three-dimensional (3D) metal-insulator-metal capacitor (MIMCAP) and method
Disclosed are integrated circuit (IC) structure embodiments with a three-dimensional (3D) metal-insulator-metal capacitor (MIMCAP) in back-end-of-the-line (BEOL) metal levels. The MIMCAP includes a plurality of high aspect ratio trenches that extend through at least one relatively thick dielectric layer within the metal levels. Conformal layers of a metal, an insulator and another metal line the trenches and cover the top of the dielectric layer in the area of the MIMCAP. Different configurations for the bottom and top electrode contacts can be used including, for example, one configuration where the top electrode contact is a dual-damascene structure within an ultra-thick metal (UTM) level above the MIMCAP and another configuration where both the top and bottom electrode contacts are such dual-damascene structures. Also disclosed are method embodiments for forming IC structures with such a MIMCAP and these method embodiments can be readily integrated into current BEOL processing, including UTM-level dual-damascene processing.
