Method and system for bonding a chip to a substrate

A method and system for heat bonding a chip to a substrate by means of heat bonding material disposed there between. At least the substrate is preheated from an initial temperature to an elevated temperature below a damage temperature of the substrate. A light pulse applied to the chip momentarily increases the chip temperature to a pulsed peak temperature below a peak damage temperature of the chip. The momentarily increased pulsed peak temperature of the chip causes a flow of conducted heat from the chip to the bonding material, causing the bonding material to form a bond.

A fixation apparatus includes a base, a wire fixing device mounted on the base, and a pressing device mounted on the base. The wire fixing device positions and fixes a wire on a circuit board and includes a fixing frame mounted on the base and a moving unit received in a receiving chamber of the fixing frame. The fixing frame has a first positioning groove. The moving unit is movable between a clamping position and a release position and has a second positioning groove coupled with the first positioning groove. The wire is inserted into a wire insertion hole in the circuit board between the first positioning groove and the second positioning groove when the mobile unit is moved to the release position. The wire is clamped and fixed between the first positioning groove and the second positioning groove when the moving unit is moved to the clamping position.

Wire fixation apparatus and soldering method

A fixation apparatus includes a base, a wire fixing device mounted on the base, and a pressing device mounted on the base. The wire fixing device positions and fixes a wire on a circuit board and includes a fixing frame mounted on the base and a moving unit received in a receiving chamber of the fixing frame. The fixing frame has a first positioning groove. The moving unit is movable between a clamping position and a release position and has a second positioning groove coupled with the first positioning groove. The wire is inserted into a wire insertion hole in the circuit board between the first positioning groove and the second positioning groove when the mobile unit is moved to the release position. The wire is clamped and fixed between the first positioning groove and the second positioning groove when the moving unit is moved to the clamping position.

Process for producing a plate heat exchanger and plate heat exchanger

A plate heat exchanger has two metal plates brought into abutment, with a solder material between the plates. The plates are heated up to a first temperature. The plates are placed into a mold, the mold surfaces of which have cavities for envisaged channel structures. Channel structures are formed by local internal pressure forming of at least one plate under pressurization by the tool. The plates are heated up to a second temperature. The plates are solder bonded at the abuted surfaces. A plate heat exchanger has two metal plates, wherein channel structures have been formed in at least one plate and the plates are bonded to one another by soldering away from the channel structures. Eutectic microstructures having a longest extent of less than 50 micrometers are formed in the solder layer.

Braze joints for a component and methods of forming the same

A system for creating a braze joint within a component. The system includes an environment operable to reach a braze temperature sufficient to melt at least a portion of a braze material. The system also includes a component within the environment, the component including a base having a base surface, a recess depending from the base surface into the base to an inner edge, and a braze material within the recess and forming a cap above the base surface. The braze material fills the recess from the cap to the inner edge. The cap has an exposed braze surface. The system also includes an insulation layer that at least partially covers the exposed braze surface.

The process includes inserting a first material into the passage; blocking at least one end of the passage; inserting an elongated member into the passage through the first material; heat treating the passage, the first material, and the elongated member to form a solid interior in component; and machining through the solid interior to form a modified passage in the component.

A method is disclosed for manufacturing a substrate soldered by a solder agent, which contains solder and a contained material that can be boiled at a temperature below a melting temperature of the solder. The method includes: setting the substrate onto a heat generation body heated to a first predetermined temperature, which is lower than a boiling point of the contained material and higher than an ordinary temperature; increasing a temperature of the substrate, which is set on the heat generation body, to a second predetermined temperature, which is lower than the melting temperature of the solder and is a reduction-enabling temperature, to reduce an oxide on the substrate by a reducing agent; and, after reduction, heating the substrate to a third predetermined temperature, which is equal to or higher than the melting temperature of the solder, to melt the solder. A soldering device includes a heating section, a chamber, a reducing agent supply section, and a controller configured to control a temperature of the heating section and supply of the reducing agent into the chamber to execute the above-described manufacturing method.
