AIRGAP SPACERS
Semiconductor devices with airgap spacers and methods of forming the same include forming a lower spacer that defines a gate region. A sacrificial upper spacer is formed directly above the lower spacer. A gate stack is formed in the gate region. The sacrificial upper spacer is etched away to form an upper spacer opening. An airgap spacer is formed in the upper spacer opening. The airgap spacer includes a dielectric material that encapsulates an internal void.
Semiconductor devices including a stressor in a recess and methods of forming the same
Semiconductor devices including a stressor in a recess and methods of forming the semiconductor devices are provided. The methods may include forming a fast etching region comprising phosphorous in an active region and forming a first trench in the active region by recessing the fast etching region. The methods may also include forming a second trench in the active region by enlarging the first trench using a directional etch process and forming a stressor in the second trench. The second trench may include a notched portion of the active region.
SINGLE SPACER FOR COMPLEMENTARY METAL OXIDE SEMICONDUCTOR PROCESS FLOW
A method of forming a semiconductor device that includes forming a high-k dielectric fin liner on the first plurality of fin structures in a first device region and a second plurality of fin structures in a second device region, and forming a gate structure including a low-k dielectric gate sidewall spacer on the channel region of the first and second plurality of fin structures. A first epitaxial semiconductor material on the first plurality of fin structures from which the high-k dielectric fin liner has been removed. The first epitaxial semiconductor material is then oxidized, and a remaining portion of the high-k dielectric fin liner is removed. A second epitaxial semiconductor material is formed on the second plurality of fin structures.
INTEGRATED CIRCUIT (IC) WITH OFFSET GATE SIDEWALL CONTACTS AND METHOD OF MANUFACTURE
A method of forming logic cell contacts, forming CMOS integrated circuit (IC) chips including the FETs and the IC chips. After forming replacement metal gates (RMG) on fin field effect transistor (finFET) pairs, gates are cut on selected pairs, separating PFET gates from NFET gates. An insulating plug formed between the cut gates isolates the pairs of cut gates from each other. Etching offset gate contacts at the plugs partially exposes each plug and one end of a gate sidewall at each cut gate. A second etch partially exposes cut gates. Filling the open offset contacts with conductive material, e.g., metal forms sidewall cut gate contacts and stitches said cut gate pairs together.
Hybrid substrate engineering in CMOS finFET integration for mobility improvement
A method for forming a hybrid complementary metal oxide semiconductor (CMOS) device includes orienting a semiconductor layer of a semiconductor-on-insulator (SOI) substrate with a base substrate of the SOI, exposing the base substrate in an N-well region by etching through a mask layer, a dielectric layer, the semiconductor layer and a buried dielectric to form a trench and forming spacers on sidewalls of the trench. The base substrate is epitaxially grown from a bottom of the trench to form an extended region. A fin material is epitaxially grown from the extended region within the trench. The mask layer and the dielectric layer are restored over the trench. P-type field-effect transistor (PFET) fins are etched on the base substrate, and N-type field-effect transistor (NFET) fins are etched in the semiconductor layer.
METHODS OF MANUFACTURING SEMICONDUCTOR DEVICES BY FORMING SOURCE/DRAIN REGIONS BEFORE GATE ELECTRODE SEPARATION
Spaced apart first and second fins are formed on a substrate. An isolation layer is formed on the substrate between the first and second fins. A gate electrode is formed on the isolation layer and crossing the first and second fins. Source/drain regions are formed on the first and second fins adjacent the gate electrode. After forming the source/drain regions, a portion of the gate electrode between the first and second fins is removed to expose the isolation layer. The source/drain regions may be formed by epitaxial growth.
SEMICONDUCTOR DEVICE AND METHOD OF MANUFACTURING THE SAME
A method of manufacturing a semiconductor device is provided in the present invention. Multiple spacer layers are used in the invention to form spacers with different predetermined thickness on different active regions or devices, thus the spacing between the strained silicon structure and the gate structure (SiGe-to-Gate) can be properly controlled and adjusted to achieve better and more uniform performance for various devices and circuit layouts.
Sidewall image transfer nanosheet
A method for forming active regions of a semiconductor device comprising forming a nanosheet stack on a substrate, forming the nanosheet stack comprising forming a sacrificial nanosheet layer on the substrate, and forming a nanosheet layer on the sacrificial nanosheet layer, forming an etch stop layer on the nanosheet stack, forming a mandrel layer on the etch stop layer, removing portions of the mandrel layer to form a mandrel on the etch stop layer, forming sidewalls adjacent to sidewalls of the mandrel, depositing a fill layer on exposed portions of the etch stop layer, removing the sidewalls and removing exposed portions of the etch stop layer and the nanosheet stack to expose portions of the substrate.
Tuning Tensile Strain on FinFET
A fin field effect transistor (FinFET) having a tunable tensile strain and an embodiment method of tuning tensile strain in an integrated circuit are provided. The method includes forming a source/drain region on opposing sides of a gate region in a fin, forming spacers over the fin, the spacers adjacent to the source/drain regions, depositing a dielectric between the spacers; and performing an annealing process to contract the dielectric, the dielectric contraction deforming the spacers, the spacer deformation enlarging the gate region in the fin.
