Latch-up free power transistor
There are disclosed herein various implementations of a latch-up free power transistor. Such a device includes an insulated gate situated adjacent to a conduction channel in the power transistor, an emitter electrode in direct physical contact with the conduction channel, and a collector electrode in electrical contact with the conduction channel. The power transistor also includes an emitter layer in contact with a surface of a semiconductor substrate adjacent the conduction channel.

Schottky device having conductive trenches and a multi-concentration doping profile therebetween
A Schottky device includes a plurality of mesa structures where one or more of the mesa structures includes a doped region having a multi-concentration dopant profile. In accordance with an embodiment, the Schottky device is formed from a semiconductor material of a first conductivity type. Trenches having sidewalk and floors are formed in the semiconductor material to form a plurality of mesa structures. A doped region having a multi-concentration impurity profile is formed in at least one trench, where the impurity materials of the doped region having the multi-concentration impurity profile are of a second conductivity type. A Schottky contact is formed to at least one of the mesa structures having the dope region with the multi-concentration impurity profile.
SEMICONDUCTOR DEVICE WITH GATE ELECTRICAL CONTACT FORMING JUNCTIONS HAVING DIFFERENT ENERGY BARRIER HEIGHTS TO GATE LAYER
The present disclosure generally relates to a semiconductor device that includes a gate electrical contact that forms junctions with different energy barrier heights to a gate layer. In an example, a semiconductor device includes a semiconductor substrate, a drain electrical contact, a source electrical contact, a barrier layer, a gate layer, and a gate electrical contact. The drain and source electrical contacts are on the semiconductor substrate. The barrier layer is over a channel region of the semiconductor substrate between the drain and source electrical contacts. The gate layer is over the barrier layer. The gate layer includes first and second semiconductor portions. The gate electrical contact contacts the gate layer. The gate electrical contact includes first and second metal portions. The first and second metal portions form first and second junctions with the first and second semiconductor portions, respectively. The first and second junctions have different energy barrier heights.
SEMICONDUCTOR DEVICE AND MANUFACTURING METHOD OF SEMICONDUCTOR DEVICE
A semiconductor device includes a first semiconductor layer formed on a substrate; a second semiconductor layer and a third semiconductor layer formed on the first semiconductor layer; a fourth semiconductor layer formed on the third semiconductor layer; a gate electrode formed on the fourth semiconductor layer; and a source electrode and a drain electrode formed in contact with the second semiconductor layer. The third semiconductor layer and the fourth semiconductor layer are formed in an area immediately below the gate electrode, the fourth semiconductor layer is formed with a p-type semiconductor material, and the second semiconductor layer and the third semiconductor layer are formed with AlGaN, and the third semiconductor layer has a lower composition ratio of Al than that of the second semiconductor layer.
SCHOTTKY BARRIER STRUCTURE FOR SILICON CARBIDE (SiC) POWER DEVICES
A method for fabricating a silicon carbide power device may include steps of: forming a first n-type silicon carbide layer on top of a second n-type silicon carbide layer; depositing a first metal layer on the first silicon carbide layer; patterning the first metal layer; depositing and patterning a dielectric layer onto at least a portion of the pattered first metal layer; and depositing and patterning a second metal layer to form a Schottky barrier. In one embodiment, the first metal layer is a high work function metal layer, which may include Silver, Aluminum, Chromium, Nickle and Gold. In another embodiment, the second metal layer is called a Schottky metal layer, which may include Platinum, Titanium and Nickle Silicide.

The present invention provides a semiconductor element that can be manufactured easily at a low cost, can obtain a high tunneling current, and has an excellent operating characteristic, a method for manufacturing the same, and a semiconductor integrated circuit including the semiconductor element. The semiconductor element of the present invention is characterized in that the whole or a part of a tunnel junction is constituted by a semiconductor region made of an indirect-transition semiconductor containing isoelectronic-trap-forming impurities.
