Method of manufacturing a structure by asymmetrical ion bombardment of a capped underlying layer
A method of fabricating semiconductor fins, including, patterning a film stack to produce one or more sacrificial mandrels having sidewalls, exposing the sidewall on one side of the one or more sacrificial mandrels to an ion beam to make the exposed sidewall more susceptible to oxidation, oxidizing the opposite sidewalls of the one or more sacrificial mandrels to form a plurality of oxide pillars, removing the one or more sacrificial mandrels, forming spacers on opposite sides of each of the plurality of oxide pillars to produce a spacer pattern, removing the plurality of oxide pillars, and transferring the spacer pattern to the substrate to produce a plurality of fins.
Epitaxial fin structures of FINFET having an epitaxial buffer region and an epitaxial capping region
A fin structure on a substrate is disclosed. The fin structure can comprises a first epitaxial region and a second epitaxial region separated by a dielectric region, a merged epitaxial region on the first epitaxial region and the second epitaxial region, an epitaxial buffer region on a top surface of the merged epitaxial region, and an epitaxial capping region on the buffer epitaxial region and side surfaces of the merged epitaxial region.

Semiconductor structures and methods are provided. In one embodiment, a method of the present disclosure includes forming a plurality of semiconductor fins over a substrate, after the forming of the plurality of semiconductor fins, removing an outer semiconductor fin of the plurality of semiconductor fins, and forming a gate structure over the plurality of semiconductor fins. The plurality of semiconductor fins include more than 3 semiconductor fins and the removing recesses a portion of the substrate directly under the outer semiconductor fin.
Masking layer with post treatment
A method includes forming a semiconductor layer over a substrate; etching a portion of the semiconductor layer to form a first recess and a second recess; forming a first masking layer over the semiconductor layer; performing a first thermal treatment on the first masking layer, the first thermal treatment densifying the first masking layer; etching the first masking layer to expose the first recess; forming a first semiconductor material in the first recess; and removing the first masking layer.
Semiconductor fin structure cut process
The present application relates to a semiconductor fin structure cut process. The process includes: providing a semiconductor substrate and forming a plurality of fin structures on the semiconductor substrate, a gap being formed between every two adjacent fin structures; depositing a first dielectric layer, the first dielectric layer being filled in the gaps so that all fin structures are connected into a whole to form a semiconductor with fins; forming a plurality of pattern layer strips on the semiconductor with fins, a groove being formed between every two adjacent pattern layer strips, the fin structures closest to each pattern layer strip in the semiconductor with fins being necessary fin structures, attaching mask strips onto side surfaces of each pattern layer strip, the mask strips covering the necessary fin structures; etching the semiconductor with fins so that the unnecessary fin structures not covered by the mask strips are truncated.
ALTERNATING HARDMASKS FOR TIGHT-PITCH LINE FORMATION
A method for forming fins includes forming a three-color hardmask fin pattern on a fin base layer. The three-color hardmask fin pattern includes hardmask fins of three mutually selectively etchable compositions. Some of the fins of the first color are etched away with a selective etch that does not remove fins of a second color or a third color and that leaves at least one fin of the first color behind. The fins of the second color are etched away. Fins are etched into the fin base layer by anisotropically etching around remaining fins of the first color and fins of the third color.
TWO-COLOR SELF-ALIGNED DOUBLE PATTERNING (SADP) TO YIELD STATIC RANDOM ACCESS MEMORY (SRAM) AND DENSE LOGIC
First lithography and etching are carried out on a semiconductor structure to provide a first intermediate semiconductor structure having a first set of surface features corresponding to a first portion of desired fin formation mandrels. Second lithography and etching are carried out on the first intermediate structure, using a second mask, to provide a second intermediate semiconductor structure having a second set of surface features corresponding to a second portion of the mandrels. The second set of surface features are unequally spaced from the first set of surface features and/or the features have different pitch. The fin formation mandrels are formed in the second intermediate semiconductor structure using the first and second sets of surface features; spacer material is deposited over the mandrels and is etched back to form a third intermediate semiconductor structure having a fin pattern. Etching is carried out on same to produce the fin pattern.
