Conductive polymer composition, coated article, patterning process and substrate

The present invention provides a conductive polymer composition which contains (A) a polyaniline-based conductive polymer having a repeating unit represented by the general formula (1), (B) a polyanion, and (C) a betaine compound, ##STR00001##
wherein R.sup.A1 to R.sup.A4 independently represent a hydrogen atom, a halogen atom, or a linear, branched, or cyclic monovalent hydrocarbon group having 1 to 20 carbon atoms and optionally containing a heteroatom; and R.sup.A1 and R.sup.A2, or R.sup.A3 and R.sup.A4 may be bonded to each other to form a ring. There can be provided a conductive polymer composition that has excellent antistatic performance and applicability, does not adversely affect a resist, and can be suitably used in lithography using electron beam or the like.

A film-forming composition that contains a tricarbonyl-benzene hyperbranched-polymer cross-linker and a triazine-containing hyperbranch, as shown for example in the formula, can form a thin film that excels in terms of hardness and heat tolerance and exhibits a reduced decrease in index of refraction despite the addition of the cross-linker. ##STR00001##

This invention discloses spray-based methods for generating polymer-based coatings with a range of morphologies, chemical reactivities, and physical stabilities useful for a broad range of applications, such as for the fabrication of non-wetting and slippery surfaces. Certain embodiments of this invention provide coatings with nanoscale morphologies, physical stabilities, and chemical reactivities that are similar to or improved compared to analogous coatings and materials made using conventional dip coating or flow-based methods. These spray-based methods can also be used to fabricate coatings with substantially similar functional properties, but with improved consistency, efficiency, additional functionality, and reproducibility. In an aspect of the invention, two or more chemically reactive polymer solutions are sprayed onto a substrate to form a crosslinked polymer coating on the substrate. The polymer solutions may be applied to the substrate sequentially or simultaneously.
