The present invention provides a resin composition including: (A) a silicone resin containing a constitutional unit shown by the following composition formula (1) and having a weight average molecular weight of 3,000 to 500,000, (B) an epoxy resin-curing agent; and (C) a filler. This can provide a resin composition and a resin film that can mold a wafer in a lump, has good molding properties particularly to a thin-film wafer having a large diameter, gives low-warping properties, as well as good wafer protection performance, good adhesion properties, high reliability, and good heat resistance after molding, can perform a molding process favorably, and can be used for wafer level packaging favorably. The present invention also provides a method for producing the resin film, a semiconductor device molded with the resin film, and a method for producing the semiconductor device.

CURABLE POLYMERS COMPRISING SILSESQUIOXANE POLYMER CORE SILSESQUIOXANE POLYMER OUTER LAYER, AND REACTIVE GROUPS
Curable silsesquioxane polymers are described comprising a core comprising a first silsesquioxane polymer and an outer layer comprising a second silsesquioxane polymer bonded to the core. The silsesquioxane polymer of the core, outer layer, or combination thereof comprises reactive groups that are not ethylenically unsaturated groups. The first silsesquioxane polymer of the core is bonded to the second silsesquioxane polymer of the outer layer via silicon atoms bonded to three oxygen atoms. In some embodiments, the outer layer has a higher concentration of reactive groups than the core. In this embodiment, the core may be substantially free of reactive groups. In other embodiments, the core has a higher concentration of reactive groups than the core. In this embodiment, the outer layer may be substantially free of reactive groups. The core and outer layer each comprise a three-dimensional branched network of a different silsesquioxane polymer. The silsesquioxane polymers of the core and outer layer may be homopolymers or copolymers. Also described are methods of preparing curable silsesquioxane polymer comprising a core and outer layer bonded to the core, articles comprising curable or cured compositions comprising the silsesquioxane core/outer layer polymers, and methods of curing.
AQUEOUS POLYMER-SILICON OIL HYBRID COMPOSITION
The present invention relates to aqueous polymer-silicon oil hybrid compositions in the form of aqueous dispersions of finely divided polymer-silicon oil hybrid particles which comprise at least one water-insoluble polymer P made of ethylenically unsaturated monomers M, at least one surface-active substance and at least non-polymerizable, non-polar silicon oil. The present invention relates in particular to the use of these compositions as additives in aqueous coating and printing ink compositions.

The invention relates to polysiloxanes which can be obtained by adding at least one monovinyl functional polysiloxane and at least one epoxy functional, monovinyl functional component to a Si—H functional polysiloxane. The invention also relates to the production of polysiloxanes, to compositions containing said polysiloxanes, to the use of the compositions in a coating method and to substrates coated with the composition and to the use of the polysiloxanes as additives for finishing surfaces of hardened compositions with anti-adhesive properties.
