Tin-containing dopant compositions, systems and methods for use in ion implantation systems

A novel method and system for using certain tin compounds as dopant sources for ion implantation are provided. A suitable tin-containing dopant source material is selected based on certain attributes. Some of these attributes include stability at room temperature; sufficient vapor pressure to be delivered from its source supply to an ion chamber and, the ability to produce a suitable beam current for ion implantation to achieve the required implant Sn dosage.

A method for determining the purity of a sample comprising a monoalkyl tin triamide compound and optionally dialkyl tin diamide, tetraalkyl tin, and tetrakis(dialkylamido)tin compounds using gas chromatography is provided. The total content of dialkyl tin diamide, tetraalkyl tin, and tetrakis(dialkylamido)tin compounds detectable by the method may be less than about 40 ppm.

The present invention relates to a novel photoacid generator compound cation, comprising an element having for 92 eV photons (extreme ultraviolet (EUV)) an absorption cross section of at least 0.510.sup.7.Math.cm.sup.2/mol; having at least two stable oxidation states; and selected from the elements of group 1 to group 15 of the periodic table of the elements. Additionally, the present invention relates to a photoacid generator comprising said photoacid generator compound cation and an anion. Furthermore, the present invention aims to provide a photoresist composition comprising said photoacid generator and an acid labile polymer. Finally, the present invention relates to a method of generating an acid using the photoresist composition and a method of forming a patterned materials feature on a substrate.

Method for cleaving alkyl tin halides

A method of producing a mono alkyl tin halide from a poly alkyl tin halide, comprising providing the poly alkyl tin halide, adding a Lewis acid catalyst to the poly alkyl tin halide to create a reaction mixture, heating the reaction mixture, dosing a hydrogen halide into the reaction mixture to convert the poly alkyl tin halide into a raw product containing mono alkyl tin halide.

PSMA-binding agents and uses thereof

Prostate-specific membrane antigen (PSMA) binding compounds having radioisotope substituents are described, as well as chemical precursors thereof. Compounds include pyridine containing compounds, compounds having phenylhydrazine structures, and acylated lysine compounds. The compounds allow ready incorporation of radionuclides for single photon emission computed tomography (SPECT) and positron emission tomography (PET) for imaging, for example, prostate cancer cells and angiogenesis.
