DETAILED DESCRIPTION OF EMBODIMENTS
[0054] Detailed description is made below to the specific embodiments of the semiconductor structure and its forming method proposed by the present application in conjunction with the accompanying drawings.
[0055] This specific embodiment proposes a semiconductor structure, and
[0056] a substrate 10;
[0057] a first transistor, including a first channel disposed within the substrate 10, and a first end 112 disposed at surface of the substrate 10, the first end 112 being adapted to connect with a first-type storage cell 15; and
[0058] a second transistor, including a second channel disposed within the substrate 10, and a second end 122 disposed at surface of the substrate 10, the second end 122 being adapted to connect with a second-type storage cell 17, the second channel having a width W2 greater than width W1 of the first channel.
[0059] Specifically speaking, referring to
[0060] The first channel of the first transistor and the second channel of the second transistor are both entirely located inside the substrate 10, accordingly, during the process of forming the first transistor and the second transistor, it is possible to simultaneously form the first channel and the second channel by etching the substrate 10, thereby realizing fabrication techniques of the first transistor and the second transistor compatible, and helping to enhance integration density and device performance of the storage cells of the first transistor and/or the second transistor in the memory, and to reduce the size of the storage cells.
[0061] The substrate 10 can have therein a P-type well region 101 formed by p-type ion doping; the first end 112 of the first transistor and the second end 122 of the second transistor are correspondingly both source electrodes or drain electrodes formed by n-type ion doping. If the first end 112 of the first transistor is a drain electrode, another end of the first transistor will be a source electrode, and the region between the source electrode and the drain electrode of the first transistor is the first channel of the first transistor. If the second end 122 of the second transistor is a drain electrode, another end of the second transistor will be a source electrode, and the region between the source electrode and the drain electrode of the second transistor is the second channel of the second transistor. Specifically, referring to
[0062] In some embodiments, the substrate 10 can have therein an N-type well region 101 formed by N-type ion doping. The first end 112 of the first transistor and the second end 122 of the second transistor are correspondingly both of p-type ion doping.
[0063] In some embodiments, the width W2 of the second channel is 1.5 to 3 times the width W1 of the first channel.
[0064] Referring to
[0065] In some embodiments, the substrate 10 further includes therein at least one first active area 23, and the first active area 23 has two first transistors; the two first transistors are distributed at opposite sides along extension direction of the first active area 23, and the two first transistors disposed in the first active area share a first common end.
[0066]
[0067] In some embodiments, the substrate 10 further includes therein at least one second active area 24, and the second active area 24 has two second transistors; the two second transistors are distributed at opposite sides along extension direction of the second active area 24, and the two second transistors disposed in the second active area 24 share a second common end.
[0068]
[0069] In some embodiments, the substrate 10 further includes therein at least one third active area 25, and the third active area 25 has a first transistor and a second transistor.
[0070] The first transistor and the second transistor are distributed at opposite sides along extension direction of the third active area 25, and the first transistor and the second transistor disposed in the third active area 25 share a third common end.
[0071] In some embodiments, the semiconductor structure further includes a plurality of wordlines extending along a first direction D1.
[0072] A plurality of third active areas 25 are arranged within the substrate 10 in an array, and extend along a second direction D2, and the second direction D2 is inclined relative to the first direction D1 for a predetermined angle.
[0073]
[0074] In some embodiments, the first transistor and the second transistor disposed in adjacent third active areas 25 are oppositely arranged along the second direction D2.
[0075] In some embodiments, the first transistor and the second transistor disposed in adjacent third active areas 25 correspond to the same and single wordline 22 along the first direction D1.
[0076] Specifically, referring to
[0077] In some embodiments, the width of the second channel is 1.5 to 2 times that of the first channel. Specifically, when the first end 112 of a first transistor is electrically connected to a capacitance storage cell and the second end 122 of a second transistor is electrically connected to a magnetic storage cell, and the same and single wordline 22 controls the first transistor and the second transistor simultaneously, if the difference in widths between the first channel and the second channel is unduly large, it would be more difficult for the wordline 22 to control. The aforementioned width range of the first channel and the second channel makes it possible to best equalize the requirement for drive current and control difficulty.
[0078]
[0079] In some embodiments, the first transistors or the second transistors in the adjacent third active areas 25 approach one another along the third direction D3.
[0080] In some embodiments, the wordline 22 includes first sub wordlines and second sub wordlines alternately arranged along the third direction D3, the first transistors in the plurality of the third active areas 25 arranged along the first direction D1 all overlap with the same and single first sub wordline 221, and the second transistors in the plurality of the third active areas 25 arranged along the first direction D1 all overlap with the same and single second sub wordline 222.
[0081] In some embodiments, projections of two adjacent third active areas 25 arranged along the third direction D3 partially overlap with each other, and the projections are projections of the third active areas 25 onto the third direction D3.
[0082] In some embodiments, the first transistors of two adjacent third active areas 25 arranged along the third direction D3 correspond to the same and single wordline.
[0083] Specifically speaking, referring to
[0084] Through the definition that the first transistors or the second transistors in the adjacent third active areas 25 approach one another along the third direction D3, that the first transistors in the plurality of the third active areas 25 arranged along the first direction D1 all overlap with the same and single first sub wordline 221, and that the second transistors in the plurality of the third active areas 25 arranged along the first direction D1 all overlap with the same and single second sub wordline 222, the same and single first sub wordline 221 is enabled to simultaneously drive the first transistors in two adjacent third active areas 25, and the same and single second sub wordline 222 is enabled to simultaneously drive the second transistors in two adjacent third active areas 25, whereby the drive method of the semiconductor structure is simplified, and the first transistors or second transistors can be flexibly controlled. Furthermore, correspondence of two adjacent first transistors in two adjacent third active areas 25 arranged along the third direction D3 to the same and single wordline 221 further simplifies the drive method of the semiconductor structure and increases the storage density.
[0085] In some embodiments, the width of the second channel is 2 to 3 times that of the first channel. Specifically, when the first end 112 of the first transistor is electrically connected to a capacitance storage cell and the second end 122 of the second transistor is electrically connected to a magnetic storage cell, the optimal device performance can be obtained with the widths of the first channel and the second channel lying within the above range. Specifically, a lesser width of the first channel of the first transistor makes it insofar as possible to decrease leakage current, while a larger width of the second channel of the second transistor makes it insofar as possible to increase drive current, thus enhancing device performance.
[0086] In some embodiments, the third active area 25 includes a first part 251 and a second part 252, and width of the second part 252 is greater than width of the first part 251. The width of the first part 251 can be the width of the first part 251 of the third active area 25 perpendicular with respect to the extension direction of the third active area 25. By the same token, the width of the second part 252 can be the width of the second part 252 of the third active area 25 perpendicular with respect to the extension direction of the third active area 25. Specifically, as shown in
[0087] In some embodiments, the first-type storage cell 15 includes anyone of a capacitance storage cell, a resistance storage cell, a magnetic storage cell, a phase-change storage cell and a ferroelectric storage cell; the second-type storage cell 17 includes anyone of a capacitance storage cell, a resistance storage cell, a magnetic storage cell, a phase-change storage cell and a ferroelectric storage cell; the first-type storage cell 15 and the second-type storage cell 17 are different in storage type.

[0108] In some embodiments, projections of the two adjacent active areas arranged along the third direction partially overlap with each other, and the projections are projections of the active areas onto the third direction.
