Abstract
A wafer processing method includes a wafer accommodating step of accommodating a wafer in a vacuum chamber, a protective sheet disposing step of disposing a protective sheet on a front surface of the wafer, a decompression step of decompressing the inside of the vacuum chamber, after the wafer accommodating step and the protective sheet disposing step, a press-fitting step of pressing the protective sheet against a peripheral marginal area of the wafer in the vacuum chamber to press-fit the protective sheet to the peripheral marginal area, after the decompression step, and a conveying-out step of opening the vacuum chamber to atmosphere to bring the protective sheet into close contact with the front surface of the wafer by atmospheric pressure and conveying out the wafer, after the press-fitting step.
Claims
1. A wafer processing method for processing a wafer including a device area and a peripheral marginal area surrounding the device area, the device area having a plurality of protruded devices partitioned by a plurality of recessed intersecting streets, the wafer having a front surface in which a step is present between the devices and the streets, the wafer processing method comprising: a wafer accommodating step of accommodating the wafer in a vacuum chamber; a protective sheet disposing step of disposing a protective sheet on the front surface of the wafer before or after the wafer accommodating step; a decompression step of decompressing an inside of the vacuum chamber, after the wafer accommodating step and the protective sheet disposing step; a press-fitting step of pressing the protective sheet against the peripheral marginal area of the wafer in the vacuum chamber to press-fit the protective sheet to the peripheral marginal area, after the decompression step; and a conveying-out step of opening the vacuum chamber to atmosphere to bring the protective sheet into close contact with the front surface of the wafer by atmospheric pressure and conveying out the wafer, after the press-fitting step, wherein, in the protective sheet disposing step, the recessed streets are filled with water, and the protective sheet disposed on the wafer to be conveyed out in the conveying-out step is restrained from being embedded in the recessed streets by the atmospheric pressure.
2. The wafer processing method according to claim 1, wherein the protective sheet includes an adhesive layer in an area corresponding to the peripheral marginal area of the wafer.
3. The wafer processing method according to claim 1, further comprising: a flattening step of disposing a flattening sheet over an upper surface of the protective sheet through a flexible sheet, after the conveying-out step.
4. The wafer processing method according to claim 1, further comprising: a grinding step of holding a protective sheet side of the wafer on a chuck table and grinding a back surface of the wafer to thin the wafer, after the conveying-out step.
