3D IC METHOD AND DEVICE

A method of three-dimensionally integrating elements such as singulated die or wafers and an integrated structure having connected elements such as singulated dies or wafers. Either or both of the die and wafer may have semiconductor devices formed therein. A first element having a first contact structure is bonded to a second element having a second contact structure. First and second contact structures can be exposed at bonding and electrically interconnected as a result of the bonding. A via may be etched and filled after bonding to expose and form an electrical interconnect to interconnected first and second contact structures and provide electrical access to this interconnect from a surface.

Characteristics of a semiconductor device are improved. A semiconductor device includes a coil CL1 and a wiring M2 formed on an interlayer insulator IL2, a wiring M3 formed on an interlayer insulator IL3, and a coil CL2 and a wiring M4 formed on the interlayer insulator IL4. Moreover, a distance DM4 between the coil CL2 and the wiring M4 is longer than a distance DM3 between the coil CL2 and the wiring M3 (DM4>DM3). Furthermore, the distance DM3 between the coil CL2 and the wiring M3 is set to be longer than a sum of a film thickness of the interlayer insulator IL3 and a film thickness of the interlayer insulator IL4, which are positioned between the coil CL1 and the coil CL2. In this manner, it is possible to improve an insulation withstand voltage between the coil CL2 and the wiring M4 or the like, where a high voltage difference tend to occur. Moreover, a transformer formation region 1A and a seal ring formation region 1C surrounding a peripheral circuit formation region 1B are formed so as to improve the moisture resistance.

METHOD OF FORMING A HETEROJUNCTION SEMICONDUCTOR DEVICE HAVING INTEGRATED CLAMPING DEVICE

A cascode switch structure includes a group III-V transistor structure having a first current carrying electrode, a second current carrying electrode and a first control electrode. A semiconductor MOSFET device includes a third current carrying electrode electrically connected to the second current carrying electrode, a fourth current carrying electrode electrically connected to the first control electrode, and a second control electrode. A first diode includes a first cathode electrode electrically connected to the first current carrying electrode and a first anode electrode. A second diode includes a second anode electrode electrically connected to the first anode electrode and a second cathode electrode electrically connected to the fourth current carrying electrode. In one embodiment, the group III-V transistor structure, the first diode, and the second diode are integrated within a common substrate.

A method of manufacturing a semiconductor device including: (a) forming a first insulation film on a semiconductor substrate; (b) forming a first coil on the first insulation film; (c) forming a second insulation film on the first insulation film so as to cover the first coil; (d) forming a first pad on the second insulation film at a position not overlapped with the first coil in a planar view; (e) forming a laminated insulation film on the second insulation film, the laminated insulation film having a first opening from which the first pad is exposed; and (f) forming a second coil and a first wiring on the laminated insulation film, wherein the second coil is disposed above the first coil, the first coil and the second coil are not connected by a conductor but magnetically coupled to each other, the first wiring is formed from an upper portion of the first pad to an upper portion of the laminated insulation film and is electrically connected to the first pad, and the laminated insulation film includes a silicon oxide film, a silicon nitride film on the silicon oxide film, and a resin film on the silicon nitride film.

Integrated circuit with power saving feature

An integrated circuit includes a first transistor including a first current electrode, a second current electrode, and a bulk tie; a first conductive line coupled between the first current electrode and a first supply voltage; and a second conductive line coupled to the second current electrode. A resistance of the second conductive line is at least 5 percent greater than a resistance of the first conductive line. The bulk tie is coupled to a second supply voltage. The first supply voltage is different than the second supply voltage.

According to one embodiment, a semiconductor memory device includes a sense amplifier on a semiconductor substrate, a memory cell array including a memory cell above the sense amplifier, the memory cell including a capacitor and a first transistor, the capacitor including a first electrode and a second electrode, the first transistor including a first current path and a first control electrode controlling an on/off of the first current path, the first current path including a first terminal and a second terminal, the first terminal being electrically connected to the first electrode, and a first conductive line electrically connected to the second terminal and extending along an upper surface of the semiconductor substrate in a first direction, the first conductive line being electrically connected to the sense amplifier.

INTEGRATED INDUCTOR FOR INTEGRATED CIRCUIT DEVICES

A three-dimensional inductor is formed in an integrated circuit die using conductive through-body-vias which pass through the body of the die and contact one or more metal interconnect layers on the front side of the die and terminate on the back side of the die. In another embodiment, the through-body-vias may pass through a dielectric material disposed in a plug in the body of the die. In yet another aspect, a transformer may be formed by coupling multiple inductors formed using through-body-vias. In still another aspect, a three-dimensional inductor may include conductors formed of stacks of on chip metallization layers and conductive through-layer-vias disposed in insulation layers between metallization layers. Other embodiments are described.

CASCODE SEMICONDUCTOR DEVICE STRUCTURE AND METHOD THEREFOR

In one embodiment, a cascode rectifier structure includes a group III-V semiconductor structure includes a heterostructure disposed on a semiconductor substrate. A first current carrying electrode and a second current carrying electrode are disposed adjacent a major surface of the heterostructure and a control electrode is disposed between the first and second current carrying electrode. A rectifier device is integrated with the group III-V semiconductor structure and is electrically connected to the first current carrying electrode and to a third electrode. The control electrode is further electrically connected to the semiconductor substrate and the second current path is generally perpendicular to a primary current path between the first and second current carrying electrodes. The cascode rectifier structure is configured as a two terminal device.
