Integrated component packages according to the present disclosure provide a thermal management solution for 2.5D/3D IC packages that include a high-power component integrated with multiple lower-power components. The thermal solution provided by the present disclosure includes a mix of passive cooling by traditional heatsink or cold plate and active cooling by thermoelectric cooling (TEC) elements. Certain methods according to the present disclosure include controlling a temperature during normal operation in an IC package that includes a plurality of lower-power components located adjacent to a high-power component in which the high-power component generates a greater amount of heat relative to each of the lower-power components during normal operation.

An active temperature controlled laser for a LiDAR system is provided. The laser is heated to a minimum target temperature to narrow the ambient temperature range of operation. The heating can be done by a thermoelectric cooler (TEC) or a separate heating element, such as a heating resistor(s). The heater is deactivated when the temperature sensor reports an environment temperature greater than the minimum target temperature. In addition, a TEC controller is coupled to the TEC, and is configured to control the TEC so that the temperature output of the temperature measurement device stays within a designated temperature range. This limits temperature-induced variations in the wavelength of the laser beam to within a designated wavelength range, allowing the use of a narrow band pass filter to reduce environmental light noise and improve the signal-to-noise ratio of the detected signal.

A thermoelectric assembly includes a thermoelectric module having a hot side and a cold side, a first heat exchanger coupled to the hot side of the thermoelectric module, a second heat exchanger coupled to the cold side of the thermoelectric module, a gasket positioned between the first heat exchanger and the second heat exchanger and defining an opening for receiving the thermoelectric module, and a plastic barrier film. The gasket includes an inner perimeter adjacent to the thermoelectric module and an outer perimeter distal to the thermoelectric module. The plastic barrier film is coupled to at least a portion of the outer perimeter of the gasket to substantially inhibit an ingress of moisture to the gasket and the thermoelectric module. Other example thermoelectric assemblies are also disclosed.
