According to one embodiment, a semiconductor storage device includes a memory cell, a bit line connected to the memory cell, and a sense circuit connected to the bit line, wherein the sense circuit includes a first transistor with a first end connected to the bit line, a second transistor with a first end connected to a second end of the first transistor, a third transistor with a first end connected to the bit line, a fourth transistor with a first end connected to a second end of the third transistor, and an amplifier connected to a second end of the second transistor and to a second end of the fourth transistor.
High density memory with reference memory using grouped cells and corresponding operations
A memory device includes a high density or 3D data memory and a 3D reference memory. The reference memory is used to generate a reference signal used to sense data in the data memory. Conversion circuitry converts signals from one memory cell or a group of memory cells in the reference memory into a reference signal. The reference signal is applied to a sense amplifier to sense data stored in a selected memory cell in the data memory.

A novel semiconductor device or a highly reliable semiconductor device is provided. The on/off state of a transistor which functions as a switch for writing data is controlled using the potential of a potential hold portion. The potential of the potential hold portion is controlled using a plurality of capacitors, whereby both a positive potential and a negative potential can be held in the potential hold portion. Accordingly, deterioration of the transistor which functions as the switch for writing data can be prevented and the characteristics of the transistor can be maintained. Therefore, the highly reliable semiconductor device can be provided.

A novel semiconductor device or a highly reliable semiconductor device is provided. The on/off state of a transistor which functions as a switch for writing data is controlled using the potential of a potential hold portion. The potential of the potential hold portion is controlled using a plurality of capacitors, whereby both a positive potential and a negative potential can be held in the potential hold portion. Accordingly, deterioration of the transistor which functions as the switch for writing data can be prevented and the characteristics of the transistor can be maintained. Therefore, the highly reliable semiconductor device can be provided.
MEMORY DEVICE WITH SOURCE LINE CONTROL
Disclosed herein are related to a memory device including a set of memory cells and a memory controller. In one aspect, each of the set of memory cells includes a select transistor and a storage element connected in series between a corresponding bit line and a corresponding source line. In one aspect, the memory controller is configured to apply a first write voltage to a bit line coupled to a selected memory cell, apply a second write voltage to a word line coupled to a gate electrode of a select transistor of the selected memory cell during a first time period, and apply a third write voltage to a source line coupled to the selected memory cell. The second write voltage may be between the first write voltage and the third write voltage.
MEMORY DEVICE WITH SOURCE LINE CONTROL
Disclosed herein are related to a memory device including a set of memory cells and a memory controller. In one aspect, each of the set of memory cells includes a select transistor and a storage element connected in series between a corresponding bit line and a corresponding source line. In one aspect, the memory controller is configured to apply a first write voltage to a bit line coupled to a selected memory cell, apply a second write voltage to a word line coupled to a gate electrode of a select transistor of the selected memory cell during a first time period, and apply a third write voltage to a source line coupled to the selected memory cell. The second write voltage may be between the first write voltage and the third write voltage.

The sensing circuit computes a local energy value of the first state according to the current generated by the memory units of the first horizontal row, and computes a local energy value of the second state according to the current generated by the memory units of the second horizontal row. The processing circuit updates the first state and/or the second state according to the local energy value of the first state and the local energy value of the second state.

The memory device includes a first memory array, a second memory array, a control circuit, a sensing circuit and a processing circuit. the control circuit selects a first horizontal row of memory units from the first memory array, and selects a second horizontal row of memory units from the second memory array. The sensing circuit computes a local energy value of the first state according to the current generated by the memory units of the first horizontal row, and computes a local energy value of the second state according to the current generated by the memory units of the second horizontal row. The processing circuit updates the first state and/or the second state according to the local energy value of the first state and the local energy value of the second state.
Semiconductor device including transistors with different channel-formation materials
An object of one embodiment of the present invention is to propose a memory device in which a period in which data is held is ensured and memory capacity per unit area can be increased. In the memory device of one embodiment of the present invention, bit lines are divided into groups, and word lines are also divided into groups. The word lines assigned to one group are connected to the memory cell connected to the bit lines assigned to the one group. Further, the driving of each group of bit lines is controlled by a dedicated bit line driver circuit of a plurality of bit line driver circuits. In addition, cell arrays are formed on a driver circuit including the above plurality of bit line driver circuits and a word line driver circuit. The driver circuit and the cell arrays overlap each other.

An object of one embodiment of the present invention is to propose a memory device in which a period in which data is held is ensured and memory capacity per unit area can be increased. In the memory device of one embodiment of the present invention, bit lines are divided into groups, and word lines are also divided into groups. The word lines assigned to one group are connected to the memory cell connected to the bit lines assigned to the one group. Further, the driving of each group of bit lines is controlled by a dedicated bit line driver circuit of a plurality of bit line driver circuits. In addition, cell arrays are formed on a driver circuit including the above plurality of bit line driver circuits and a word line driver circuit. The driver circuit and the cell arrays overlap each other.
