The application provides a content addressable memory (CAM) memory device, a CAM memory cell and a method for searching and comparing data thereof. The CAM memory device includes: a plurality of CAM memory cells; and an electrical characteristic detection circuit coupled to the CAM memory cells; wherein in data searching, a search data is compared with a storage data stored in the CAM memory cells, the CAM memory cells generate a plurality of memory cell currents, the electrical characteristic detection circuit detects the memory cell currents to generate a plurality of sensing results, or the electrical characteristic detection circuit detects a plurality of match line voltages on a plurality of match lines coupled to the CAM memory cells to generate the plurality of search results; and the storage data is a single-bit multi-level storage data and/or the search data is a single-bit multi-level search data.
Apparatuses, systems, and methods for analog accumulator for determining row access rate and target row address used for refresh operation
Embodiments of the disclosure are drawn to apparatuses, systems, and methods for analog row access rate determination. Accesses to different row addresses may be tracked by storing one or more received addresses in a slice of stack. Each slice includes an accumulator circuit which provides a voltage based on charge on a capacitor. When a row address is received, it may be compared to the row addresses stored in the stack, and if there is a match, the charge on the capacitor in the associated accumulator circuit is increased. Each slice may also include a voltage to time (VtoT) circuit which may be used to identify the highest of the voltages provided by the accumulator circuits. The row address stored in the slide with the highest voltage may be refreshed.

MEMORY DEVICE WITH CONTENT ADDRESSABLE MEMORY UNITS
In some embodiments, the present disclosure relates to a memory device, including a plurality of content addressable memory (CAM) units arranged in rows and columns and configured to store a plurality of data states, respectively. A CAM unit of the plurality of CAM units includes a first ferroelectric memory element, a plurality of word lines extending along the rows and configured to provide a search query to the plurality of CAM units for bitwise comparison between the search query and the data states of the plurality of CAM units, and a plurality of match lines extending along the columns and configured to output a plurality of match signals, respectively from respective columns of CAM units. A match signal of a column is asserted when the data states of the respective CAM units of the column match corresponding bits of the search query.
MEMORY DEVICE WITH CONTENT ADDRESSABLE MEMORY UNITS
In some embodiments, the present disclosure relates to a memory device, including a plurality of content addressable memory (CAM) units arranged in rows and columns and configured to store a plurality of data states, respectively. A CAM unit of the plurality of CAM units includes a first ferroelectric memory element, a plurality of word lines extending along the rows and configured to provide a search query to the plurality of CAM units for bitwise comparison between the search query and the data states of the plurality of CAM units, and a plurality of match lines extending along the columns and configured to output a plurality of match signals, respectively from respective columns of CAM units. A match signal of a column is asserted when the data states of the respective CAM units of the column match corresponding bits of the search query.
Simultaneous write and search operation in a content addressable memory
A ternary content addressable memory (TCAM) device comprising an input interface having a first input for receiving first data and a second input for receiving second data; and a memory configured to write the first data into an address selected row of the memory at the same time that a comparison is performed between the second data and at least one other row of the memory different from the address selected row. More particularly, the input interface may further have a third input for receiving a search enable signal and a fourth input for receiving a write enable signal, wherein the memory is configured to write the first data and perform the comparison in response to assertion of the search enable signal at the same time as assertion of the write enable signal. An associated method is also provided.
Simultaneous write and search operation in a content addressable memory
A ternary content addressable memory (TCAM) device comprising an input interface having a first input for receiving first data and a second input for receiving second data; and a memory configured to write the first data into an address selected row of the memory at the same time that a comparison is performed between the second data and at least one other row of the memory different from the address selected row. More particularly, the input interface may further have a third input for receiving a search enable signal and a fourth input for receiving a write enable signal, wherein the memory is configured to write the first data and perform the comparison in response to assertion of the search enable signal at the same time as assertion of the write enable signal. An associated method is also provided.
Apparatuses and methods for monitoring word line accesses
An apparatus may include multiple memory devices. Each memory device may include multiple memory banks. Addresses of accessed word lines for a particular portion of memory and the number of times those word lines are accessed may be tracked by each memory device. When a memory device determines that an accessed word line is an aggressor word line, the memory device alerts other memory devices of the apparatus. The memory devices may then perform targeted refresh operations on victim word lines of the aggressor word line.

The present disclosure provides a memory array. The memory array includes a first memory cell, a first word line, a second word line, a first bit line, a first complementary bit line, a second bit line, a second complementary bit line, a first sense amplifier, a second sense amplifier and a first logic circuit. When the memory array operates in a binary content-addressable memory (BCAM) mode, during a search operation, a first logic output indicates whether a logic level of the first word line matches a first logic value at a first terminal of a first data storage of the first memory cell, and whether a logic level of the second word line matches a first complementary logic value at a second terminal of the first data storage of the first memory cell.
