STACKED SPIN-ORBIT-TORQUE MAGNETORESISTIVE RANDOM-ACCESS MEMORY
A spin-orbit torque magnetoresistive random-access memory device formed by fabricating a plurality of stacks of vertical magnetoresistive random-access memory (MRAM) cell stacks, each stack formed upon a different bottom electrode, each stack including: a first vertical MRAM cell stack, the first vertical MRAM cell stack disposed upon a first bottom electrode, a first metal layer disposed above and in electrical contact with the first MRAM cell stack, and a second vertical MRAM cell stack, the second MRAM cell stack disposed above and in electrical contact with the first metal layer. Further by fabricating a low resistivity layer between adjacent stacks of vertical MRAM cell stacks, the low resistivity layer in electrical contact with the spin-Hall-Effect layer of each of the adjacent stacks.

A memory apparatus is provided which comprises: a stack comprising a magnetic insulating material and a transition metal dichalcogenide (TMD), wherein the magnetic insulating material has a first magnetization. The stack behaves as a free magnet. The apparatus includes a fixed magnet with a second magnetization. An interconnect is further provided which comprises a spin orbit material, wherein the interconnect is adjacent to the stack.

METHOD OF DATA ENCODING IN NON-VOLATILE MEMORIES
A method of storing a data into a memory storage having bit cells. The method includes identifying each of the binary one and the binary zero in the data as either a majority bit value or a minority bit value based on the probability of finding the binary one in the data or based on the probability of finding the binary zero in the data. In the method, a bit of the data is stored into the bit cell as the more preferred state if the bit of the data has the majority bit value, and a bit of the data is stored into the bit cell as the less preferred state if the bit of the data has the minority bit value.

In some examples, a device includes a magnetic tunnel junction including a first Weyl semimetal layer, a second Weyl semimetal layer, and a dielectric layer positioned between the first and second Weyl semimetal layers. The magnetic tunnel junction may have a large tunnel magnetoresistance ratio, which may be greater than five hundred percent or even greater than one thousand percent.

A memory device includes a plurality of magnetoresistive random-access memory (MRAM) cells including a first one-time programmable (OTP) MRAM cell. A first OTP select transistor is connected to the first OTP MRAM cell. The first OTP select transistor configured to selectively apply a breakdown current to the first OTP MRAM cell to write the first OTP MRAM cell to a breakdown state.
MLU BASED MAGNETIC SENSOR HAVING IMPROVED PROGRAMMABILITY AND SENSITIVITY
A magnetic sensor device for sensing an external magnetic field includes a plurality of MLU cells, each MLU cell having a magnetic tunnel junction including a sense layer having a sense magnetization freely orientable in the external magnetic field, a storage layer having a storage magnetization; and a tunnel barrier layer between the sense layer and the storage layer. The magnetic sensor device includes a stress inducing device configured for applying an anisotropic mechanical stress on the magnetic tunnel junction such as to induce a stress-induced magnetic anisotropy on at least one of the sense layer and the storage layer. The stress-induced magnetic anisotropy induced by the stress inducing device corresponds substantially to a net magnetic anisotropy of the at least one of the sense layer and the storage layer. The magnetic sensor device can be programmed easily and has improved sensitivity.

According to various embodiments, there is provided a memory device including at least one sense amplifier having a first side and a second side, wherein the second side opposes the first side; a first array including a plurality of memory cells arranged at the first side; a second array including a plurality of memory cells arranged at the second side; a first row including a plurality of mid-point reference units arranged at the first side; and a second row including a plurality of mid-point reference units arranged at the second side, wherein each mid-point reference unit of the first row is configured to generate a first reference voltage, and wherein each mid-point reference unit of the second row is configured to generate a second reference voltage; wherein the sense amplifier is configured to determine a resistance state of a memory cell of the first array based on the second reference voltage; wherein the sense amplifier is configured to determine a resistance state of a memory cell of the second array based on the first reference voltage.
