ADJUSTABLE PROGRAMMING PULSES FOR A MULTI-LEVEL CELL
Methods, systems, and devices for adjustable programming pulses for a multi-level cell are described. A memory device may modify a characteristic of a programming pulse for an intermediate logic state based on a metric of reliability of associated memory cells. The modified characteristic may increase a read window and reverse a movement of a shifted threshold voltage distribution (e.g., by moving the threshold voltage distribution farther from one or more other voltage distributions). The metric of reliability may be determined by performing test writes may be a quantity of cycles of use for the memory cells, a bit error rate, and/or a quantity of reads of the first state. The information associated with the modified second pulse may be stored in fuses or memory cells, or may be implemented by a memory device controller or circuitry of the memory device.
Data input circuit and memory device including the same
A memory device includes a plurality of data input pads and at least one test data input pad. The memory device also includes a plurality of data input circuits corresponding to a plurality of channels, respectively, the plurality of data input circuits suitable for transmitting respective data received through the data input pads to the corresponding channels. The memory device further includes a test control circuit suitable for selecting at least one data input circuit among the plurality of data input circuits based on test mode information and suitable for controlling the selected data input circuit to transmit set data to the corresponding channel, during a test operation.
Failure bit count circuit for memory and method thereof
A failure bit count (FBC) circuit for memory array is provided. The memory array includes pages each having plural sectors and a redundancy column. The FBC circuit includes FBC units, in which each FBC unit is respectively coupled to each sector for providing a failure bit count current; a redundancy FBC unit coupled to the redundancy column and provides a redundancy current; a switch having a first end and a second end capable of being switched to couple to one of outputs of the FBC units to receive the failure bit count current from one of the FBC units; a comparator having a first input end that receives a reference current, and a second input end that receives a measurement current obtained by adding the failure measurement current and the redundancy current, and an output end outputting a judge signal to indicate a number of failure bits for each sector.

Counter-based read in memory device
Methods and apparatuses with counter-based reading are described. A memory cells of a codeword are accessed and respective voltages are generated. A reference voltage is generated and a logic state of each memory cell is determined based on the reference voltage and the respective generated cell voltage. The reference voltage is modified until a count of memory cells determined to be in a predefined logic state with respect to the last modified reference voltage value meets a criterium. In some embodiments the criterium may be an exact match between the memory cells count and an expected number of memory cells in the predefined logic state. In other embodiments, an error correction (ECC) algorithm may be applied while the difference between the count of cells in the predefined logic state and the expected number of cells in that state does not exceed a detection or correction power of the ECC.
Identify the Programming Mode of Memory Cells based on Cell Statistics Obtained during Reading of the Memory Cells
Systems, methods and apparatus to determine a programming mode of a set of memory cells without having bit values stored in the memory cells to include an identifier of the programming mode. During the test of which of the memory cells in the set is in a lowest voltage region, which is a common operation for reading the memory cells programmed in different mode, the statistics of the memory cells found to be in the lowest voltage region can be compared to the known, different behaviors of the memory cell set programmed in different modes. A match with the behavior of one of the modes can be used to identify the matching mode as the programming mode of the set of memory cells.
METHODS OF TESTING NONVOLATILE MEMORY DEVICES
In a method of testing a nonvolatile memory device including a first semiconductor layer in which and a second semiconductor layer is formed prior to the first semiconductor layer, circuit elements including a page buffer circuit are provided in the second semiconductor layer, an on state of nonvolatile memory cells which are not connected to the page buffer circuit is mimicked by providing a conducting path between an internal node of a bit-line connection circuit connected between a sensing node and a bit-line node of the page buffer circuit and a voltage terminal to receive a first voltage, a sensing and latching operation with the on state being mimicked is performed in the page buffer circuit and a determination is made as to whether the page buffer circuit operates normally is made based on a result of the sensing and latching operation.
MEMORY DUTY-CYCLE SKEW MANAGEMENT
A system and method for optimizing a memory sub-system to compensate for memory device degradation. An example system including a memory controller operatively coupled with a memory device and configured to perform operations comprising: updating a setting of the memory device, wherein the setting changes a duty cycle of a signal of the memory device and comprises a first value for a first configuration and comprises a second value for a second configuration; storing error data that indicates errors when using the first configuration and errors when using the second configuration; determining a value for the setting based on the error data, wherein the determined value minimizes errors associated with the memory device; and storing the determined value for the setting of the memory device.
MANAGING ERROR-HANDLING FLOWS IN MEMORY DEVICES
Systems and methods are disclosed including a memory device and a processing device operatively coupled to the memory device. The processing device can perform operations including performing, on data residing in a block of the memory device, an error-handling operation of a plurality of error-handling operations, wherein an order of the plurality of error-handling operations is based on a voltage offset bin associated with the block, wherein the voltage offset bin defines a set of threshold voltage offsets to be applied to a base voltage read level during read operations; and responsive to determining that the error-handling operation has failed to recover the data, adjusting the order of the plurality of error-handling operations.
Storage device including power supply circuit and method of operating storage device
A storage device includes a power supply circuit that receives a power disable signal from a host device and provides a first internal voltage and a second internal voltage, a non-volatile memory including a memory device, and a storage controller that controls the non-volatile memory and includes a processor that performs a data recovery operation on data stored in the memory device and a host interface that communicates with the host device. When the power disable signal is activated at a power off time, the storage controller is powered off, the power supply circuit interrupts the first internal voltage and the second internal voltage during a reference time following the power off time, and provides the first internal voltage to the processor after the reference time has elapsed following the power off time.
