Compliant die attach systems having spring-driven bond tools

A die attach system is provided. The die attach system includes: a support structure for supporting a substrate; a die supply source including a plurality of die for attaching to the substrate; and a bond head for bonding a die from the die supply source to the substrate, the bond head including a bond tool having a contact portion for contacting the die during a transfer from the die supply source to the substrate, the bond head including a spring portion engaged with the bond tool such that the spring portion is configured to compress during pressing of the die against the substrate using the contact portion of the bond tool.

Touch input device

A touch input device includes a touch sensing element having at least two input parts partitioned by at least one partition line, a plurality of force sensors mounted on a bottom surface of the touch sensing element, and at least one support member mounted on the bottom surface of the touch sensing element to provide reaction force to an elastic sensing element in a vertical direction and serving as the partition line. In at least one of the two input parts, a moment based on a shearing force may be canceled by the support member.

Transfer apparatus and transfer method

A transfer apparatus and a transfer method are provided. The transfer apparatus includes a transfer substrate; and a plurality of gripping members arranged in an array and disposed on the transfer substrate. Each gripping member includes at least two gripping arms each of which has a first end disposed on the transfer substrate, and gripping legs connected with second ends of the gripping arms and configured to switch between a gripping position and a released position.
