One of the two functional element chips may be a first semiconductor chip having first and second major surface electrodes facing toward the same direction and a first rear surface electrode facing in a direction opposite to a direction in which the first major surface electrode faces. The electric connection member may be joined to the first major surface electrode. The first wire may be joined to the second major surface electrode. The first wire may include a portion overlapping with the electric connection member in a thickness direction of the first semiconductor chip.

There is provided a bonding wire for a semiconductor device including a coating layer having Pd as a main component on a surface of a Cu alloy core material and a skin alloy layer containing Au and Pd on a surface of the coating layer, the bonding wire further improving 2nd bondability on a Pd-plated lead frame and achieving excellent ball bondability even in a high-humidity heating condition. The bonding wire for a semiconductor device including the coating layer having Pd as a main component on the surface of the Cu alloy core material and the skin alloy layer containing Au and Pd on the surface of the coating layer has a Cu concentration of 1 to 10 at % at an outermost surface thereof and has the core material containing either or both of Pd and Pt in a total amount of 0.1 to 3.0% by mass, thereby achieving improvement in the 2nd bondability and excellent ball bondability in the high-humidity heating condition. Furthermore, a maximum concentration of Au in the skin alloy layer is preferably 15 at % to 75 at %.

Embodiments relate to the field of semiconductors, and provide a package structure and a method for fabricating the same. The package structure includes: a stack including a plurality of semiconductor devices stacked; a plurality of electrical connection portions positioned on a same side of the stack, each of the electrical connection portions being electrically connected to a corresponding semiconductor device, wherein in a direction distant from the stack, heights of different electrical connection portions gradually increase; and a plurality of wires electrically connected to each of the electrical connection portions and a corresponding semiconductor device, wherein the higher a layer where one semiconductor device is positioned in the stack, the farther one electrical connection portion connected to this semiconductor device is away from the stack. At least yield and reliability of the package structure can be improved while satisfying development of miniaturization of the package structure.
