TRENCH CAPACITOR WITH LATERAL PROTRUSION STRUCUTRE
Various embodiments of the present application are directed towards a semiconductor device comprising a trench capacitor, the trench capacitor comprising a plurality of lateral protrusions. In some embodiments, the trench capacitor comprises a dielectric structure over a substrate. The dielectric structure may comprise a plurality of dielectric layers overlying the substrate. The dielectric structure may comprise a plurality of lateral recesses. In some embodiments, the plurality of lateral protrusions extend toward and fill the plurality of lateral recesses. By forming the trench capacitor with the plurality of lateral protrusions filling the plurality of lateral recesses, the surface area of the capacitor is increased without increasing the depth of the trench. As a result, greater capacitance values may be achieved without necessarily increasing the depth of the trench and thus, without necessarily increasing the size of the semiconductor device.
SEMICONDUCTOR DEVICE INCLUDING STORAGE NODE ELECTRODE INCLUDING STEP AND METHOD OF MANUFACTURING THE SEMICONDUCTOR DEVICE
A semiconductor device may include a bottom sub-electrode on a substrate, a top sub-electrode on the bottom sub-electrode, a dielectric layer covering the bottom and top sub-electrodes, and a plate electrode on the dielectric layer. The top sub-electrode may include a step extending from a side surface thereof, which is adjacent to the bottom sub-electrode, to an inner portion of the top sub-electrode. The top sub-electrode may include a lower portion at a level that is lower than the step and an upper portion at a level which is higher than the step. A maximum width of the lower portion may be narrower than a minimum width of the upper portion. The maximum width of the lower portion may be narrower than a width of a top end of the bottom sub-electrode. The bottom sub-electrode may include a recess in a region adjacent to the top sub-electrode.
SEMICONDUCTOR DEVICE
A semiconductor device includes a semiconductor substrate having a cell region and a dummy region surrounding the cell region, a plurality of memory pillar structures, and a supporting layer. The memory pillar structures are on the cell region. The supporting layer is over the semiconductor substrate, interconnecting the memory pillar structures, and having a plurality of first and second opening patterns on the cell region. A first number of the memory pillar structures surround each of the first opening patterns, and a second number of the memory pillar structures surround each of the second opening patterns. The first opening patterns are different from the second opening patterns, the first number is different from the second number, and at least one of the first opening patterns and at least one of the second opening patterns are on a central portion of the cell region.
Memory cell
A memory cell includes a curved gate channel transistor, a buried bit line, a word line and a capacitor. The curved gate channel transistor has a first doped region located in a substrate, a second doped region and a third doped region located on the substrate, wherein the second doped region is directly on the first doped region and the third doped region is right next to the second doped region, thereby constituting a curved gate channel. The buried bit line is located below the first doped region. The word line covers the second doped region. The capacitor is located above the curved gate channel transistor and in electrical contact with the third doped region. The present invention also provides a memory cell having a vertical gate channel transistor, and the vertical gate channel has current flowing downward.
Semiconductor capacitor structure
The present disclosure provides a semiconductor capacitor structure. The semiconductor capacitor structure includes a substrate, a comb-like bottom electrode disposed over the substrate, a top electrode disposed over the comb-like bottom electrode, and a dielectric layer sandwiched between the top electrode and the comb-like bottom electrode. The comb-like bottom electrode includes a plurality of tooth portions parallel to the substrate and a supporting portion coupled to the plurality of tooth portions and perpendicular to the substrate.
Integrated Assemblies Comprising Sense-Amplifier-Circuitry and Wordline-Driver-Circuitry Under Memory Cells of a Memory Array
Some embodiments include an integrated assembly having a base comprising sense-amplifier-circuitry, a first deck over the base, and a second deck over the first deck. The first deck includes a first portion of a first array of first memory cells, and includes a first portion of a second array of second memory cells. The second deck includes a second portion of the first array of the first memory cells, and includes a second portion of the second array of the second memory cells. A first digit line is associated with the first array, and a second digit line is associated with the second array. The first and second digit lines are comparatively coupled with one another through the sense-amplifier-circuitry.
Integrated memory assemblies comprising multiple memory array decks
Some embodiments include an integrated memory assembly having a first memory array deck over a second memory array deck. A first series of conductive lines extends across the first memory array deck, and a second series of conductive lines extends across the second memory array deck. A first conductive line of the first series and a first conductive line of the second series are coupled with a first component through a first conductive path. A second conductive line of the first series and a second conductive line of the second series are coupled with a second component through a second conductive path. The first and second conductive lines of the first series extend through first isolation circuitry to the first and second conductive paths, respectively; and the first and second conductive lines of the second series extend through second isolation circuitry to the first and second conductive paths, respectively.
Method for fabricating a memory device
A method for fabricating a memory device includes: forming a first dielectric layer disposed on a substrate, and a first opening in the first dielectric layer; filling a lower portion of the first opening with a first conductive material layer; conformally forming a lining layer over sidewalls of an upper portion of the first opening and a top surface of the first conductive material layer; filling the upper portion of the first opening with a second conductive material layer; etching back the second conductive material layer and the lining layer to form a recess; conformally forming a protection layer on sidewalls and a bottom portion of the recess and a top surface of the first dielectric layer; forming a second opening that penetrates through the protection layer, the second conductive material layer, the lining layer and the first conductive material layer; forming a pair of contacts in the first opening.

Semiconductor device and method for fabricating the same
A method for fabricating a semiconductor device is provided. The method includes the actions of: providing a substrate comprising a preliminary pattern formed thereon; forming an opening through the preliminary pattern to expose an etch stop layer in the preliminary pattern; forming a dielectric layer on a sidewall of the opening; performing a first etching process to penetrate the etching stop layer and form a hole; performing a second etching process to expand a portion of the hole in the substrate; removing the dielectric layer; and depositing a conductive preliminary pattern on the sidewall of the opening and in the hole.
