SEMICONDUCTOR DEVICE
P-type low-concentration regions face bottoms of trenches and extend in a longitudinal direction (first direction) of the trenches. The p-type low-concentration regions are adjacent to one another in a latitudinal direction (second direction) of the trenches and connected at predetermined locations by p-type low-concentration connecting portions that are scattered along the first direction and separated from one another by an interval of at least 3 μm. The p-type low-concentration regions and the p-type low-concentration connecting portions have an impurity concentration in a range of 3×10.sup.17/cm.sup.3 to 9×10.sup.17/cm.sup.3. A depth from the bottoms of the trenches to lower surfaces of the p-type low-concentration regions is in a range of 0.7 μm to 1.1 μm. Between the bottom of each of the trenches and a respective one of the p-type low-concentration regions, a p.sup.+-type high-concentration region is provided. Each p.sup.+-type high-concentration region has an impurity concentration that is at least 2 times the impurity concentration of the p-type low-concentration regions.
Semiconductor device with a lifetime killer region in the substrate
A semiconductor device having, in a plan view thereof, an active region and a termination region that surrounds a periphery of the active region. The device includes a semiconductor substrate containing a wide bandgap semiconductor, a first-conductivity-type region provided in the semiconductor substrate, spanning from the active region to the termination region, a plurality of second-conductivity-type regions provided between the first-conductivity-type region and the first main surface of the semiconductor substrate in the active region, a first electrode provided on a first main surface of the semiconductor substrate and electrically connected to the second-conductivity-type regions, a second electrode provided on the second main surface of the semiconductor substrate and electrically connected to the first-conductivity-type region, and a lifetime killer region provided in the first-conductivity-type region and spanning from the active region to the termination region. In the active region, pn junctions between the first-conductivity-type region and the second-conductivity-type regions form a vertical semiconductor device element.

Provided is a semiconductor element including: a multilayer structure including: a conductive substrate; and an oxide semiconductor film arranged directly on the conductive substrate or over the conductive substrate via a different layer, the oxide semiconductor film including an oxide, as a major component, containing gallium, the conductive substrate having a larger area than the oxide semiconductor film.
SILICON CARBIDE SEMICONDUCTOR DEVICE
A silicon carbide semiconductor device has a silicon carbide semiconductor substrate of a first conductivity type, a first semiconductor layer of the first conductivity type, a second semiconductor layer of a second conductivity type, first semiconductor regions of the first conductivity type, second semiconductor regions of the second conductivity type, a gate insulating film, gate electrodes, first electrodes, a second electrode, and a gate pad portion configured by a gate electrode pad and a connecting portion. The second semiconductor layer includes a first region facing the connecting portion and a second region facing a corner portion of the gate electrode pad, and the first and second regions are free of the second semiconductor regions. The oxide film is provided on surfaces of the second semiconductor regions and the first and second regions, and the oxide film and the gate insulating film are made of a same material.
SEMICONDUCTOR DEVICE AND METHOD OF MANUFACTURING THE SAME
A semiconductor device and a method of manufacturing the semiconductor device to achieve both of a high breakdown voltage and a low on resistance are provided. A semiconductor substrate includes a convex portion protruding upward from a surface of the semiconductor substrate. An n-type drift region is arranged on the semiconductor substrate so as to be positioned between a gate electrode and an n.sup.+-type drain region in plan view, and has an impurity concentration lower than an impurity concentration of the n.sup.+-type drain region. A p-type resurf region is arranged in the convex portion and forms a pn junction with the n-type drift region.
Semiconductor device and manufacturing method thereof
Provided is a semiconductor device including: a substrate; an electrode layer provided on the substrate; a semiconductor chip being provided on the electrode layer, including a first side surface portion having a first angle with respect to a substrate surface of the substrate, and including a second side surface portion being provided below the first side surface portion and having a second angle smaller than the first angle with respect to the substrate surface; and a resin being provided around the electrode layer and the semiconductor chip and being in contact with the first side surface portion and the second side surface portion.
MANUFACTURING METHOD OF A SEMICONDUCTOR DEVICE WITH EFFICIENT EDGE STRUCTURE
A manufacturing method of an electronic device includes: forming a drift layer of an N type; forming a trench in the drift layer; forming an edge-termination structure alongside the trench by implanting dopant species of a P type; and forming a depression region between the trench and the edge-termination structure by digging the drift layer. The steps of forming the depression region and the trench are carried out at the same time. The step of forming the depression region comprises patterning the drift layer to form a structural connection with the edge-termination structure having a first slope, and the step of forming the trench comprises etching the drift layer to define side walls of the trench, which have a second slope steeper than the first slope.
SEMICONDUCTOR DEVICE
A semiconductor device, including a semiconductor substrate having a diode portion, wherein the diode portion includes: an anode region which is provided on a front surface of the semiconductor substrate and is of a second conductivity type; a trench portion provided so as to extend in a predetermined extending direction on the front surface of the semiconductor substrate; a trench contact portion provided on the front surface of the semiconductor substrate; and a plug region which is provided at a lower end of the trench contact portion and is of a second conductivity type, and which has a doping concentration higher than that of the anode region, wherein a plurality of plug regions, each of which being the plug region, is provided separately from each other along the extending direction, is provided.
RECESSED SEMICONDUCTOR DEVICES, AND ASSOCIATED SYSTEMS AND METHODS
Semiconductor devices having recessed edges with plated structures, semiconductor assemblies formed therefrom, and associated systems and methods are disclosed herein. In one embodiment, a semiconductor assembly includes a first semiconductor device and a second semiconductor device. The first semiconductor device can include an upper surface and a first dielectric layer over the upper surface, the second semiconductor device can include a lower surface and a second dielectric layer over the lower surface, and the first and second dielectric layers can be bonded to couple the first and second semiconductor devices. The first and second dielectric layers can each include a plurality of inwardly extending recesses exposing a plurality of metal structures on the respective upper and lower surfaces, and the upper surface recesses and metal structures can correspond to the lower surface recesses and metal structures. The metal structures can be electrically coupled by plated structures positioned in the recesses.
SILICON CARBIDE SEMICONDUCTOR DEVICE AND METHOD OF MANUFACTURING SILICON CARBIDE SEMICONDUCTOR DEVICE
In an edge termination region, a FLR structure configured by FLRs having a floating potential and surrounding concentrically a periphery of an active region is provided. The FLR structure is divided into at least two FLR segments with a predetermined FLR as a boundary. An n-th interval between an adjacent two of the FLRs is wider than a first interval between a p.sup.+-type extension portion and the FLR closest to a chip center (n=2 to total number of the FLRs). The n-th interval between an adjacent two of the FLRs increases in arithmetic progression the closer the adjacent two are to a chip end, the n-th interval increasing in arithmetic progression by a corresponding one of constant increase increments respectively corresponding to the FLR segments; the closer a FLR segment is to the chip end, the wider is the constant increase increment corresponding thereto.
