A method for producing a semiconductor package in which a plurality of semiconductor chips, each of which includes a substrate, conductive portions formed on the substrate, and microbumps formed on the conductive portions, are laminated, which includes a smooth surface formation process of forming a smooth surface on the microbump, a lamination process of laminating three or more of the semiconductor chips by overlaying the microbump of one of the semiconductor chips on the microbump of another one of the semiconductor chips, and a bonding process of bonding the semiconductor chips to each other via the microbumps by heating to melt the microbumps, in which in the lamination process, of one of the semiconductor chips and another one of the semiconductor chips, the smooth surface is formed on at least one of the microbump, and one of the microbump contacts another one of the microbump on the smooth surface.

According to an embodiment of the present invention, a method for forming a coil comprises patterning a first mask on a handle wafer, and depositing a conductive material on exposed portions of the handle wafer to partially define the coil. A second mask is patterned on portions of the first mask and the conductive material. A solder material is deposited on a portion of the conductive material to partially define a support member. The solder material is bonded to a wafer, and the handle wafer is separated from the conductive material.
SEMICONDUCTOR DEVICE ASSEMBLY WITH SACRIFICIAL PILLARS AND METHODS OF MANUFACTURING SACRIFICIAL PILLARS
Sacrificial pillars for a semiconductor device assembly, and associated methods and systems are disclosed. In one embodiment, a region of a semiconductor die may be identified to include sacrificial pillars that are not connected to bond pads of the semiconductor die, in addition to live conductive pillars connected to the bond pads. The region with the sacrificial pillars, when disposed in proximity to the live conductive pillars, may prevent an areal density of the live conductive pillars from experiencing an abrupt change that may result in intolerable variations in heights of the live conductive pillars. As such, the sacrificial pillars may improve a coplanarity of the live conductive pillars by reducing variations in the heights of the live conductive pillars. Thereafter, the sacrificial pillars may be removed from the semiconductor die.

SOLDER BUMP FORMATION USING WAFER WITH RING
At least one circuit element may be formed on a front side of a ringed substrate, and the ringed substrate may be mounted on a mounting chuck. The mounting chuck may have an inner raised portion configured to receive the thinned portion of the substrate thereon, and a recessed ring around a perimeter of the mounting chuck configured to receive the outer ring of the ringed substrate therein. At least one solder bump may be formed that is electrically connected to the at least one circuit element, while the ringed wafer is disposed on the mounting chuck.

The embodiments of the disclosure provide a manufacturing method of a package circuit, including the following steps. A circuit structure including a plurality of conductive pads is formed. A liquid crystal layer is formed on the circuit structure. An inspection step is performed, and the inspection step includes determining the conductivity of the conductive pads according to the result of the rotation of a liquid crystal layer oriented with an electric field. In addition, the liquid crystal layer is removed.
POROUS FLI BUMPS FOR REDUCING BUMP THICKNESS VARIATION SENSITIVITY TO ENABLE BUMP PITCH SCALING
Embodiments disclosed herein include electronic packages with fin pitch first level interconnects. In an embodiment, the electronic package comprises a die and a package substrate attached to the die by a plurality of first level interconnects (FLIs). In an embodiment, individual ones of the plurality of FLIs comprise, a first pad on the package substrate, a solder on the first pad, a second pad on the die, and a bump on the second pad. In an embodiment, the bump comprises a porous nanostructure, and the solder at least partially fills the porous nanostructure.
