A photodetector having a small form factor and having high detection efficiency with respect to both visible light and infrared rays may include a first electrode, a collector layer on the first electrode, a tunnel barrier layer on the collector layer, a graphene layer on the tunnel barrier layer, an emitter layer on the graphene layer, and a second electrode on the emitter layer. The photodetector may be included in an image sensor. An image sensor may include a substrate, an insulating layer on the substrate, and a plurality of photodetectors on the insulating layer. The photodetectors may be aligned with each other in a direction extending parallel or perpendicular to a top surface of the insulating layer. The photodetector may be included in a LiDAR system.
METAL CHALCOGENIDE FILM AND METHOD AND DEVICE FOR MANUFACTURING THE SAME
Provided are a metal chalcogenide thin film and a method and device for manufacturing the same. The metal chalcogenide thin film includes a transition metal element and a chalcogen element, and at least one of the transition metal element and the chalcogen element having a composition gradient along the surface of the metal chalcogenide thin film, the composition gradient being an in-plane composition gradient. The metal chalcogenide thin film may be prepared by using a manufacturing method including providing a transition metal precursor and a chalcogen precursor on a substrate by using a confined reaction space in such a manner that at least one of the transition metal precursor and the chalcogen precursor forms a concentration gradient according to a position on the surface of the substrate; and heat-treating the substrate.

SYSTEMS AND METHODS FOR HYBRID PIN PbSe MID-WAVELENGTH INFRARED (MWIR) PHOTODETECTORS
Methods and systems are provided for photodetectors employing a hybrid PIN or PN Lead Selenium (PbSe) junction. In some examples, the PbSe junction can include one or more semiconducting layers, including n-type layers, n+-type layers, p(i)-type layers, and/or p+-type layers, as a list of non-limiting examples. Photodetectors employing PbSe PIN or PN junctions are created. Also disclosed are methods for preparing photo-sensitive PbSe semiconducting layers for detection of electromagnetic energy (e.g., mid-wavelength infrared (MWIR)).

Each first region includes M+N transition metal dichalcogenide molecular layers and extends along the first direction. Each second region includes N transition metal dichalcogenide molecular layers extending from lower N transition metal dichalcogenide molecular layers of the first region. Each second region extends along the first direction and is adjacent to each first region. Both end regions in the first direction among the first and the second regions are electrically connected to the first electrode and the second electrode, respectively.

INTEGRATED CIRCUIT PHOTODETECTOR
An integrated circuit includes a photodetector. The photodetector includes one or more dielectric structures positioned in a trench in a semiconductor substrate. The photodetector includes a photosensitive material positioned in the trench and covering the one or more dielectric structures. A dielectric layer covers the photosensitive material. The photosensitive material has an index of refraction that is greater than the indices of refraction of the dielectric structures and the dielectric layer.
Optically gated transistor light detector
An apparatus, system, and method for detecting light having a specified or first wavelength. The apparatus includes a substrate that generates charge separation in the presence of light having the first wavelength. An active material is deposited onto the substrate. The active material is configured to conduct current in the presence of light having a second wavelength. Two electrodes are connected to the active material. Light having the second wavelength is constantly applied to the active material and the current is monitored via the electrodes. The active material will conduct zero or minimal current via the electrodes if the substrate does not generate charge separation. Detection the presence of light having the first wavelength may be detected upon the detection of current via the two electrodes. The first wavelength may be non-visible light and the second wavelength may be visible light.
