DIE PROCESSING

Representative implementations provide techniques and systems for processing integrated circuit (IC) dies. Dies being prepared for intimate surface bonding (to other dies, to substrates, to another surface, etc.) may be processed with a minimum of handling, to prevent contamination of the surfaces or the edges of the dies. The techniques include processing dies while the dies are on a dicing sheet or other device processing film or surface. Systems include integrated cleaning components arranged to perform multiple cleaning processes simultaneously.

Techniques for processing devices

Representative techniques provide process steps for forming a microelectronic assembly, including preparing microelectronic components such as dies, wafers, substrates, and the like, for bonding. One or more surfaces of the microelectronic components are formed and prepared as bonding surfaces. The microelectronic components are stacked and bonded without adhesive at the prepared bonding surfaces.

Treatment, before the bonding of a mixed Cu-oxide surface, by a plasma containing nitrogen and hydrogen

A method for bonding a first surface provided with at least one copper area surrounded by a silicon oxide area to a second surface includes an operation of treatment of the first surface by a plasma, before placing the first surface in contact with the second surface. The plasma is formed from a gas source containing a silicon oxide nitriding agent and a copper oxide reducing agent containing hydrogen. The gas source may include an N.sub.2 and NH.sub.3 and/or H.sub.2 gas mixture or a N.sub.2O and H.sub.2 gas mixture, or ammonia, which is then used both as a nitriding agent and as a reducing agent. The plasma obtained from this gas source then necessarily contains nitrogen and hydrogen, which enables, in a single operation, to provide a high-performance bonding between the first and second surfaces.

SEMICONDUCTOR PACKAGE

A semiconductor package is provided. The semiconductor package includes an integrated circuit (IC) block and a first substrate. The IC block has a first interconnect layer. The first substrate carries the IC block. The first substrate includes a second interconnect layer facing the first interconnect layer and a third interconnect layer opposite to the second interconnect layer. Furthermore, at least one of the second interconnect layer or the third interconnect layer is composed of a dielectric material and a conductive material substantially identical to a corresponding dielectric material and a corresponding conductive material of the first interconnect layer.
