The present invention provides a highly reliable solder joint, the solder joint including a solder joint layer having a melted solder material containing Sn as a main component and further containing Ag and/or Sb and/or Cu; and a joined body including a Ni—P—Cu plating layer on a surface in contact with the solder joint layer, wherein the Ni—P—Cu plating layer contains Ni as a main component and contains 0.5% by mass or greater and 8% by mass or less of Cu and 3% by mass or greater and 10% by mass or less of P, the Ni—P—Cu plating layer has a microcrystalline layer at an interface with the solder joint layer, and the microcrystalline layer includes a phase containing microcrystals of a NiCuP ternary alloy, a phase containing microcrystals of (Ni,Cu).sub.3P, and a phase containing microcrystals of Ni.sub.3P.
Semiconductor device having first and second terminals
A semiconductor device includes a first substrate and a second substrate that is stacked on a first surface of the first substrate in a stacking direction and includes a second surface facing the first surface. A plurality of first terminals is provided on the first surface of the first substrate. A plurality of second terminals is provided on the second surface of the second substrate. A plurality of metallic portions is respectively provided between the plurality of first terminals and the plurality of second terminals. In a cross-section substantially perpendicular to the stacking direction, at least one of (i) each of the plurality of first terminals or (ii) each of the plurality of second terminals (a) includes a recessed portion in a first direction toward an adjacent first terminal or second terminal or (b) includes a projecting portion in a second direction intersecting with the first direction.
Semiconductor device and method of manufacturing the same
An imaging device includes a first semiconductor element including at least one bump pad that has a concave shape. The at least one bump pad includes a first metal layer and a second metal layer on the first metal layer. The imaging device includes a second semiconductor element including at least one electrode. The imaging device includes a microbump electrically connecting the at least one bump pad to the at least one electrode. The microbump includes a diffused portion of the second metal layer, and first semiconductor element or the second semiconductor element includes a pixel unit.
METHODS OF BONDING SEMICONDUCTOR ELEMENTS TO A SUBSTRATE, INCLUDING USE OF A REDUCING GAS, AND RELATED BONDING MACHINES
A method of bonding a semiconductor element to a substrate includes: carrying a semiconductor element including a plurality of first electrically conductive structures with a bonding tool; supporting a substrate including a plurality of second electrically conductive structures with a support structure; providing a reducing gas in contact with each of the plurality of first conductive structures and the plurality of second conductive structures; establishing contact between corresponding ones of the plurality of first conductive structures and the plurality of second conductive structures; moving at least one of the semiconductor element and the substrate such that the corresponding ones of the plurality of first conductive structures and the plurality of second conductive structures are separated; re-establishing contact between the plurality of first conductive structures and the plurality of second conductive structures; and bonding the plurality of first conductive structures to the respective ones of the plurality of second conductive structures.
SEMICONDUCTOR DEVICE AND MANUFACTURING METHOD THEREOF
A semiconductor device according to an embodiment of the present invention comprises pads electrically connected to wires provided on an insulating substrate. A wiring substrate comprises a first insulant provided between the pads. A first semiconductor chip comprises metal bumps respectively connected to the pads on the wiring substrate on a first face facing the wiring substrate. A first adhesion layer is provided between the first insulant and the first semiconductor chip and adheres the wiring substrate and the first semiconductor chip to each other. An insulating resin is provided to cover peripheries of the first adhesion layer and the metal bumps between the wiring substrate and the first semiconductor chip, and a structure on the wiring substrate.
SEMICONDUCTOR DEVICE
A semiconductor device includes a first substrate and a second substrate that is stacked on a first surface of the first substrate in a stacking direction and includes a second surface facing the first surface. A plurality of first terminals is provided on the first surface of the first substrate. A plurality of second terminals is provided on the second surface of the second substrate. A plurality of metallic portions is respectively provided between the plurality of first terminals and the plurality of second terminals. In a cross-section substantially perpendicular to the stacking direction, at least one of (i) each of the plurality of first terminals or (ii) each of the plurality of second terminals (a) includes a recessed portion in a first direction toward an adjacent first terminal or second terminal or (b) includes a projecting portion in a second direction intersecting with the first direction.
Semiconductor device manufacturing method
A semiconductor device manufacturing method includes stacking a second semiconductor chip on a first surface of a first semiconductor chip such that the at bump electrode overlies the position of a first through silicon via in the first semiconductor chip, stacking a third semiconductor chip on the second semiconductor chip such that a second bump electrode on the second semiconductor chip overlies the position of a second through silicon via in the third semiconductor chip to form a chip stacked body, connecting the first and second bump electrodes of the chip stacked body to the first and the second through silicon vias by reflowing the bump material, placing the chip stacked body on the first substrate such that the first surface of the first semiconductor chip faces the second surface, and sealing the second surface and the first, second, and third semiconductor chips with a filling resin.
Thinned die stack
Die stacks and methods of making die stacks with very thin dies are disclosed. The die surfaces remain flat within a 5 micron tolerance despite the thinness of the die and the process steps of making the die stack. A residual flux height is kept below 50% of the spacing distance between adjacent surfaces or structures, e.g. in the inter-die spacing.

Structures and methods for low temperature bonding using nanoparticles
A method of making an assembly can include juxtaposing a top surface of a first electrically conductive element at a first surface of a first substrate with a top surface of a second electrically conductive element at a major surface of a second substrate. One of: the top surface of the first conductive element can be recessed below the first surface, or the top surface of the second conductive element can be recessed below the major surface. Electrically conductive nanoparticles can be disposed between the top surfaces of the first and second conductive elements. The conductive nanoparticles can have long dimensions smaller than 100 nanometers. The method can also include elevating a temperature at least at interfaces of the juxtaposed first and second conductive elements to a joining temperature at which the conductive nanoparticles can cause metallurgical joints to form between the juxtaposed first and second conductive elements.
