Stacked FET with Independent Gate Control

Stacked FET devices having independent and shared gate contacts are provided. In one aspect of the invention, a stacked FET device includes: a bottom-level FET(s) having a bottom-level FET gate; a top-level FET(s) having a top-level FET gate, wherein an upper portion of the bottom-level FET gate is adjacent to the top-level FET gate; a dielectric sidewall spacer in between the upper portion of the bottom-level FET gate and the top-level FET gate; and a dielectric gate cap disposed over the bottom and top-level FET gates that includes a different dielectric material from the dielectric sidewall spacer. A device having at least one first stacked FET device and at least one second stacked FET device, and a method of forming a stacked FET device are also provided.

HYBRID STACKED FIELD EFFECT TRANSISTORS

A hybrid stacked semiconductor device includes a nanosheet stack on a substrate and an all-around gate. The nanosheet stack includes a first stack portion and a second stack portion. The first stack portion includes first channels. The second stack portion is stacked on the first stack portion, and includes second channels. The all-around gate includes a first gate portion that wraps around the first channels and a second gate portion that wraps around the second channels. A first gate extension contacts the first gate portion and the second gate extension contacts the second gate portion. At least one gate contact contacts the first gate extension to establish conductivity with the first gate portion and contacts the second gate extension to establish conductivity with the second gate portion.

SEMICONDUCTOR STRUCTURE HAVING BOTTOM ISOLATION AND ENHANCED CARRIER MOBILITY

Illustrative embodiments provide techniques for fabricating semiconductor structures having bottom isolation and enhanced carrier mobility for both nFET and pFET devices. For example, in one illustrative embodiment, a semiconductor structure includes a semiconductor substrate, a first dielectric layer disposed on the semiconductor substrate, a bottom source/drain region disposed on the first dielectric layer and isolated from the semiconductor substrate by the first dielectric layer, a second dielectric layer disposed on the bottom source/drain region and a top source/drain region disposed on the second dielectric layer and isolated from the bottom source/drain region by the second dielectric layer. The bottom source/drain region comprises a compressive pFET epitaxy and the top source/drain region comprises a tensile nFET epitaxy.

Semiconductor device and manufacturing method thereof

A semiconductor device including a first integrated circuit component, a second integrated circuit component, a third integrated circuit component, and a dielectric encapsulation is provided. The second integrated circuit component is stacked on and electrically coupled to the first integrated circuit component, and the third integrated circuit component is stacked on and electrically coupled to the second integrated circuit component. The dielectric encapsulation is disposed on the second integrated circuit component and laterally encapsulating the third integrated circuit component, where outer sidewalls of the dielectric encapsulation are substantially aligned with sidewalls of the first and second integrated circuit components. A manufacturing method of the above-mentioned semiconductor device is also provided.

Aspects of the disclosure provide a method of forming a semiconductor apparatus including a first portion and a second portion. The first portion is formed on a first substrate and includes at least one first semiconductor device. The second portion is formed on a second substrate including a bulk substrate material and includes at least one second semiconductor device. A carrier substrate is attached to the second portion. The bulk substrate material is removed from the second substrate. The first portion and the second portion are bonded to form the semiconductor apparatus where the at least one second semiconductor device is stacked above the at least one first semiconductor device along a Z direction substantially perpendicular to a substrate plane of the first substrate. The at least one first semiconductor device and the at least one second semiconductor device are positioned between the carrier substrate and the first substrate.

The vertical channel structures are formed within a layer stack of alternating layers of a first metal and a first dielectric. The vertical channel structures are channels of field effect transistors that have a current flow path perpendicular to a surface of the substrate. The vertical channel structures have a dielectric core. The method includes forming openings on the substrate that uncover a region of the layer stack adjacent to the vertical channel structures. The method includes, for each vertical channel structure, forming a corresponding staircase region in the layer stack, and forming metal contacts within each staircase region.

The two first source/drain structures are disposed at two opposite sides of each of the first horizontal portions in the horizontal direction respectively. The two first source/drain structures are connected with the first horizontal portions.
