Rectifier triggering techniques
Various implementations described herein are related to a device having switching circuitry that provides a rectified voltage when triggered. The device may include diode circuitry coupled in series with charge storage circuitry. The diode circuitry and the charge storage circuitry may operate to trigger the switching circuitry. The diode circuitry may include one or more diodes, and the charge storage circuitry may include at least one charge storage component.
Silicon controlled rectifier and method for making the same
The present disclosure provides a silicon controlled rectifier and a manufacturing method thereof. The silicon controlled rectifier comprises: an N-type well 60, an upper portion of which is provided with a P-type heavily doped region 20 and an N-type heavily doped region 28; an N-type well 62, an upper portion of which is provided with a P-type heavily doped region 22 and an N-type heavily doped region 26; and a P-type well 70 connecting the N-type well 60 and 62, an upper portion of which is provided with a P-type heavily doped region 24; wherein a first electrode structure is in mirror symmetry with a second electrode structure with respect to the P-type heavily doped region 24, and active regions of the N-type well 60 and 62 are respectively provided between the P-type heavily doped region 24 and each of the N-type heavily doped region 28 and 26.

The present disclosure concerns a switching device comprising a first phosphorus-doped silicon layer on top of and in contact with a second arsenic-doped silicon layer. Multiple trigger electrostatic discharge (ESD) protection device for integrated circuits with multiple power supply domains
A system having a device for conducting an electrostatic discharge (ESD) current from a designated pin node. The system includes first and second pin nodes, and a switching device having a first switching threshold. The switching device includes a first, terminal coupled to a reference node, and a second terminal, coupled to the first pin node to actuate the switching device to conduct ESD current from the first pin node responsive to a voltage between the first pin node and the reference node exceeding the first switching threshold. The switching device further includes a third terminal, coupled to the second pin node, to actuate the switching device to conduct ESD current from the first pin node responsive to a voltage between the first pin node and the second pin node exceeding a second switching threshold.
DEVICE FOR ELECTROSTATIC DISCHARGE PROTECTION
A device includes a first region, a second region disposed on the first region, a third region and a fourth region abutting the third region disposed in the second region, a fifth region disposed in the third region and coupled to a collector disposed above, and a sixth region disposed in the fourth region and coupled to an emitter disposed above. A first isolation is disposed between the collector and the emitter. A seventh region is disposed in the fifth region and coupled to the collector is spaced apart from the first isolation. The first region, the third region, the fifth region, the collector and the emitter have a first conductivity type different from a second conductivity type that the second region, the fourth region, the sixth region and the seventh region have.
Semiconductor device and electrostatic discharge protection method
The present disclosure relates to a semiconductor device, including a first source/drain region, a second source/drain region, a base region, a first electrostatic discharge region and a second electrostatic discharge region. The first source/drain region and the second source/drain region are configured to receive a first power voltage and a second power voltage, and are formed on the base region. The first electrostatic discharge region includes a first doped region and a first well. The first doped region is configured to receive the second power voltage, and formed in the first well. The second electrostatic discharge region includes a second doped region and a second well. The second doped region is configured to receive the first power voltage, and formed in the second well. The first source/drain region and the second source/drain region are disposed between the first electrostatic discharge region and the second electrostatic discharge region.

Floating base silicon controlled rectifier
A floating base silicon controlled rectifier is provided, which at least comprises a first conductivity type layer; a second conductivity type well formed in the first conductivity type layer; a first conductivity type heavily doped region coupled to a first node and formed in the second conductivity type well; and a second conductivity type heavily doped region coupled to a second node and formed in the first conductivity type layer. The first conductivity type and the second conductivity type are opposite. When the first conductivity type is N type, the second conductivity type is P type. Alternatively, when the first conductivity type is P type, the second conductivity type is N type. By employing the proposed present invention, the floating base silicon controlled rectifier acts as a forward diode, and an input capacitance can be greatly reduced.
Protection devices with trigger devices and methods of formation thereof
A method of forming a semiconductor device includes forming a first vertical protection device comprising a thyristor in a substrate, forming a first lateral trigger element for triggering the first vertical protection device in the substrate, and forming an electrical path in the substrate to electrically couple the first lateral trigger element with the first vertical protection device.
