The semiconductor device generally includes a substrate, at least one silicon-on-insulator (SOI) transistor disposed above the substrate, a gate-all-around (GAA) transistor disposed above the substrate, and a fin field-effect transistor (FinFET) disposed above the substrate.

A semiconductor structure is provided. The semiconductor structure includes a first gate-all-around FET over a substrate, and the first gate-all-around FET includes first nanostructures and a first gate stack surrounding the first nanostructures. The semiconductor structure also includes a first FinFET adjacent to the first gate-all-around FET, and the first FinFET includes a first fin structure and a second gate stack over the first fin structure. The semiconductor structure also includes a gate-cut feature interposing the first gate stack of the first gate-all-around FET and the second gate stack of the first FinFET.

A semiconductor device includes a first interconnect and a second interconnect, a substrate between the first and second interconnects and one or more wells on the substrate on a first level. A second level includes a first fin and a second fin, each on the one or more wells, where the first fin and the one or more wells include dopants of a first conductivity type and the second fin includes a dopant of a second conductivity type. A third fin is over a first region between the substrate and the first interconnect, and a fourth fin is over a second region between the substrate and the second interconnect. A third interconnect is electrically coupled between the first interconnect and the first fin and a fourth interconnect is electrically coupled between the second interconnect and the second fin.
PROTECTIVE LAYER FOR GATE CAP REINFORCEMENT
Embodiments described herein may be related to apparatuses, processes, and techniques related to protecting metal gates within transistor gate structures during SAC patterning. In particular, embodiments include area selective deposition techniques to deposit films on the gate or on a gate cap that have a good selectivity to SAC etch. In embodiments the film may include a combination of zirconium and/or oxygen, or may include zirconium oxide. Other embodiments may be described and/or claimed.

Dummy gate patterning lines, and integrated circuit structures resulting therefrom, are described. For example, an integrated circuit structure includes a first gate line along a first direction. Integrated circuit structures having metal gates with tapered plugs, and methods of fabricating integrated circuit structures having metal gates with tapered plugs, are described. For example, includes a fin having a portion protruding above a shallow trench isolation (STI) structure. A gate dielectric material layer is over the protruding portion of the fin and over the STI structure. A conductive gate layer is over the gate dielectric material layer. A conductive gate fill material is over the conductive gate layer. A dielectric gate plug is laterally spaced apart from the fin. The dielectric gate plug is on the STI structure, and the dielectric gate plug has sides tapered outwardly from a top of the dielectric gate plug to a bottom of the dielectric gate plug.

A semiconductor structure includes a first gate stack across a first semiconductor fin structure, a second gate stack across a second semiconductor fin structure, a dielectric fin structure between the first semiconductor fin structure and the second semiconductor fin structure, and a gate cut isolation structure over the dielectric fin structure and between the first gate stack and the second gate stack. The gate cut isolation structure includes a protection layer and a fill layer over the protection layer, and the protection layer and the fill layer are made of different materials.
