Selective deposition on non-metallic surfaces

Methods for selectively depositing on non-metallic surfaces are disclosed. Some embodiments of the disclosure utilize an unsaturated hydrocarbon to form a blocking layer on metallic surfaces. Deposition is performed to selectively deposit on the unblocked non-metallic surfaces. Some embodiments of the disclosure relate to methods of forming metallic vias with decreased resistance.

Low temperature graphene growth

Exemplary methods of semiconductor processing may include delivering a carbon-containing precursor and a hydrogen-containing precursor to a processing region of a semiconductor processing chamber. The methods may include generating a plasma of the carbon-containing precursor and the hydrogen-containing precursor within the processing region of the semiconductor processing chamber. The methods may include forming a layer of graphene on a substrate positioned within the processing region of the semiconductor processing chamber. The substrate may be maintained at a temperature below or about 600° C. The methods may include halting flow of the carbon-containing precursor while maintaining the plasma with the hydrogen-containing precursor.

BARRIER LINER FREE INTERFACE FOR METAL VIA

An electrical communication structure that includes a plurality of metal line levels, a first metal line in a first metal line level of the plurality of line levels, and a second metal line in an upper metal line level of the plurality of line levels. A base of the second metal line is atop a metal etch stop layer that is aligned with edges of the second metal line. The electrical communication structure further includes a via that extends from the first metal line to the second metal line through the plurality of line levels. the via is not in electrical communication with at least one an intermediate metal line within the plurality of line levels between the first metal line level and the upper metal line level. The via has a metal fill that is in direct contact with a metal fill of the first metal line.

A semiconductor device includes a first underlying metal line and a second underlying metal line in a first dielectric layer over a substrate. The semiconductor device includes a first metal feature and a second metal feature in a second dielectric layer over the first dielectric layer. The first metal feature is over and connected to the first underlying metal line, and the second metal feature is over and connected to the second underlying metal line. The first metal feature has a first dimension, the second metal feature has a second dimension, the second dimension being greater than the first dimension. The first metal feature includes a first metal having a first mean free path, the second metal feature includes a second metal having a second mean free path, and the second mean free path is greater than the first mean free path.

Contact conductive feature formation and structure

Generally, the present disclosure provides example embodiments relating to conductive features, such as metal contacts, vias, lines, etc., and methods for forming those conductive features. In an embodiment, a barrier layer is formed along a sidewall. A portion of the barrier layer along the sidewall is etched back by a wet etching process. After etching back the portion of the barrier layer, an underlying dielectric welding layer is exposed. A conductive material is formed along the barrier layer.

Diffusion barrier for semiconductor device and method

A method includes forming an insulating layer over a conductive feature; etching the insulating layer to expose a first surface of the conductive feature; covering the first surface of the conductive feature with a sacrificial material, wherein the sidewalls of the insulating layer are free of the sacrificial material; covering the sidewalls of the insulating layer with a barrier material, wherein the first surface of the conductive feature is free of the barrier material, wherein the barrier material includes tantalum nitride (TaN) doped with a transition metal; removing the sacrificial material; and covering the barrier material and the first surface of the conductive feature with a conductive material.

VIA PROFILE SHRINK FOR ADVANCED INTEGRATED CIRCUIT STRUCTURE FABRICATION

Embodiments of the disclosure are in the field of integrated circuit structure fabrication. In an example, an integrated circuit structure includes an inter-layer dielectric (ILD) layer over a conductive interconnect line, the ILD layer having a trench therein, the trench exposing a portion of the conductive interconnect line. A dielectric liner layer is along a top surface of the ILD layer and along sidewalls of the trench, the dielectric liner layer having an opening therein, the opening over the portion of the conductive interconnect line. A conductive via structure is in the trench and between portions of the dielectric liner layer along the sidewalls of the trench, the conductive via structure having a portion extending vertically beneath the dielectric liner layer and in contact with the portion of the conductive interconnect line.
