The semiconductor device structure also includes a second S/D structure formed over the second nanostructures, and the second S/D structure is directly above or below the first S/D structure.

SEMICONDUCTOR DEVICE AND MANUFACTURING METHOD THEREOF
In a method of manufacturing a semiconductor device, a fin structure protruding from a first isolation insulating layer is formed. A second isolation insulating layer made of different material than the first isolation insulating layer is formed so that a first upper portion of the fin structure is exposed. A dummy gate structure is formed over the exposed first upper portion of the first fin structure. The second isolation insulating layer is etched by using the dummy gate structure as an etching mask. The dummy gate structure is removed so that a gate space is formed. The second isolation insulating layer is etched in the gate space so that a second upper portion of the fin structure is exposed from the first isolation insulating layer. A gate dielectric layer and a gate electrode layer are formed over the exposed second portion of the fin structure.
Closed cell lateral MOSFET using silicide source and body regions with self-aligned contacts
A closed cell lateral MOSFET device includes minimally sized source/body contacts formed in source cells with silicided source and body diffusion regions formed therein. In this manner, the cell pitch of the cellular transistor array is kept small while the ruggedness of the transistor is ensured. In other embodiments, a closed cell lateral MOSFET device is formed using silicided source and body diffusion regions and self-aligned contacts or borderless contacts as the source/body contacts. The polysilicon gate mesh can be formed using minimum polysilicon-to-polysilicon spacing to minimize the cell pitch of the cellular transistor array.
Semiconductor device and method for fabricating the same
A method for fabricating semiconductor device includes the steps of: forming a first fin-shaped structure on a substrate; forming a shallow trench isolation (STI) adjacent to the first fin-shaped structure; and forming a gate structure on the first fin-shaped structure and the STI. Preferably, the gate structure comprises a left portion and the right portion and the work functions in the left portion and the right portion are different.

A TFT (100) has a low-resistance region, a portion of which has a first length (L1) ranging from a first position (P1) corresponding to an end of a gate insulating film to a region below a gate electrode (40), and the first length is substantially equal to a second length (L2) ranging from the first position (P1) to a second position (P2) corresponding to an end of the gate electrode (40). Thus, the overlap between the gate electrode (40) and either a source region (20s) or a drain region (20d) can be reduced, resulting in diminished parasitic capacitance.

A method includes forming a first semiconductor fin and a second semiconductor fin over a substrate; forming a first gate structure over the substrate and crossing the first semiconductor fin; forming a second gate structure over the substrate and crossing the second semiconductor fin; forming a first gate spacer on a sidewall of the first gate structure; and forming a second gate spacer on a sidewall of the second gate structure, wherein in a top view, an outer sidewall of the first gate spacer farthest from the first gate structure is coterminous with an outer sidewall of the second gate spacer farthest from the second gate structure, and an inner sidewall of the first gate spacer in contact with the first gate structure is misaligned with an inner sidewall of the second gate spacer in contact with the second gate structure.
LDMOS DESIGN FOR A FINFET DEVICE
A method of manufacturing a semiconductor device is provided. The device includes a substrate including a first type region and a second type region, first and second fins protruding from the substrate and separated by a trench. The first fin includes first and second portions of the first type on the first region and a third portion of the second type on the second region. A first gate structure surrounds the second portion and the third portion. A first work function adjusting layer is on the gate insulator layer on the first and second portions. A second work function adjusting layer is on the first work function adjusting layer, the gate insulator layer on the third portion, and the first insulator layer. The device also includes a gate on the second work function adjusting layer, a hardmask layer on the gate, and an interlayer dielectric layer surrounding the gate structure.
