Semiconductor device

A semiconductor device includes gate electrodes and interlayer insulating layers alternately stacked on a substrate, a channel layer penetrating through the gate electrodes and the interlayer insulating layers, and a gate dielectric layer disposed on an external surface of the channel layer between the gate electrodes and the channel layer. In addition, the channel layer includes a first region extended in a direction perpendicular to a top surface of the substrate and a second region connected to the first region in a lower portion of the first region and including a plane inclined with respect to the top surface of the substrate.

Conductive components and memory assemblies

Some embodiments include a memory assembly having memory cells proximate a conductive source. Channel material extends along the memory cells and is electrically coupled with the conductive source. The conductive source is over an insulative material and includes an adhesion material directly against the insulative material. The adhesion material comprises one or more of metal, silicon nitride, silicon oxynitride, silicon carbide, metal silicide, metal carbide, metal oxide, metal oxynitride and metal nitride. The conductive source includes metal-containing material over and directly against the adhesion material. The metal-containing material consists essentially of metal. The conductive source includes a metal-and-nitrogen-containing material over and directly against the metal-containing material, and includes a conductively-doped semiconductor material over the metal-and-nitrogen-containing material.

Simple and cost-free MTP structure

Non-volatile (NV) Multi-time programmable (MTP) memory cells are presented. The memory cell includes a substrate and first and second wells in the substrate. The memory cell includes first transistor having a select gate, second transistor having a floating gate adjacent to one another and on the second well, and third transistor having a control gate on the first well. The control gate is coupled to the floating gate and the control and floating gates include the same gate layer extending across the first and second wells. The transistors include first and second diffusion regions disposed adjacent to sides of the gates. The first and second diffusion regions include base lightly doped drain (LDD) and halo regions. One of the first and second diffusion regions of one of the second and third transistors includes second LDD and halo regions having higher dopant concentrations than the base LDD and halo regions.

Current source with nonvolatile storage element

The object of the present invention is to provide a current source which is capable of suppressing an increase in circuit size and by which a highly accurate constant current extremely stable to manufacturing variations or temperature fluctuations can be obtained. A current source circuit is provided with a nonvolatile storage element having a control gate region and a source region and operating as a field-effect transistor, and is configured to output a current in a state where a bias is applied between the control gate region and the source region.

Resistive three-dimensional memory device with heterostructure semiconductor local bit line and method of making thereof

A three-dimensional resistive memory device includes an alternating stack of electrically conductive layers and insulating layers. Resistive memory elements are provided between the electrically conductive layers and a semiconductor local bit line. The semiconductor local bit line includes a heterostructure of an inner semiconductor material layer having an inner-material band gap and an outer semiconductor material layer having an outer-material band gap that is narrower than the inner-material band. A gate dielectric is located between a gate electrode and the inner semiconductor material layer.

A method of forming a monolithic three-dimensional memory device includes forming a first alternating stack over a substrate, forming an insulating cap layer, forming a first memory opening through the insulating cap layer and the first alternating stack, forming a sacrificial pillar structure in the first memory opening, forming a second alternating stack, forming a second memory opening, forming an inter-stack memory opening, forming a memory film and a first semiconductor channel layer in the inter-stack memory opening, anisotropically etching a horizontal bottom portion of the memory film and the first semiconductor channel layer to expose the substrate at the bottom of the inter-stack memory opening such that damage to portions of the first semiconductor channel layer and the memory film located adjacent to the insulating cap layer is reduced or avoided, and forming a second semiconductor channel layer in contact with the exposed substrate in the inter-stack memory opening.

The first and the second semiconductor regions are arranged to be separated from each other in a first direction. Longitudinal directions of the first and second semiconductor regions are a second direction. Longitudinal directions of the first and second electrode are a third direction. The first and second interconnects extend in the first direction and are provided in a region including a region directly above the first electrode and a region directly above the second electrode. The first interconnect is connected to the first electrode. The second interconnect is connected to the second electrode.

SEMICONDUCTOR MEMORY DEVICE WITH CHARGE-DIFFUSION-LESS TRANSISTORS

A semiconductor memory device includes a substrate, a multi-layered structure including a plurality of insulating layers and a plurality of conductive layers that are alternately formed above the substrate, and a pillar extending through the multi-layered structure. The pillar includes a semiconductor body extending along the pillar, and a charge-storing film around the semiconductor body, the charge-storing film having a first thickness at first portions facing the insulating layers and a second thickness greater than the first thickness at second portions facing the conductive layers.

According to one embodiment, a method for manufacturing a semiconductor device includes forming a hole extending in a first direction in a workpiece. The method includes forming a first film on an upper surface of the workpiece and an upper portion of a side wall of the hole. The method includes forming a second film on the first film. The method includes removing portions of the first and second films from the upper surface of the workpiece so that at least a part of the first and second films formed on the upper portion remain. The method includes removing at least a part of a portion of the workpiece which is exposed through the hole using a second etchant. An etching rate of the first etchant for the first film is higher than an etching rate of the first etchant for the second film.

Semiconductor device

A semiconductor device includes a plurality of nonvolatile memory cells (1). Each of the nonvolatile memory cells comprises a MOS type first transistor section (3) used for information storage, and a MOS type second transistor section (4) which selects the first transistor section. The second transistor section has a bit line electrode (16) connected to a bit line, and a control gate electrode (18) connected to a control gate control line. The first transistor section has a source line electrode (10) connected to a source line, a memory gate electrode (14) connected to a memory gate control line, and a charge storage region (11) disposed directly below the memory gate electrode. A gate withstand voltage of the second transistor section is lower than that of the first transistor section. Assuming that the thickness of a gate insulating film of the second transistor section is defined as tc and the thickness of a gate insulating film of the first transistor section is defined as tm, they have a relationship of tc<tm.
