MOSFET devices with asymmetric structural configurations introducing different electrical characteristics
First and second transistors with different electrical characteristics are supported by a substrate having a first-type dopant. The first transistor includes a well region within the substrate having the first-type dopant, a first body region within the well region having a second-type dopant and a first source region within the first body region and laterally offset from the well region by a first channel. The second transistor includes a second body region within the semiconductor substrate layer having the second-type dopant and a second source region within the second body region and laterally offset from material of the substrate by a second channel having a length greater than the length of the first channel. A gate region extends over portions of the first and second body regions for the first and second channels, respectively.
Source-gate region architecture in a vertical power semiconductor device
A vertical drift metal-oxide-semiconductor (VDMOS) transistor with improved contact to source and body regions, and a method of fabricating the same. A masked ion implant of the source regions into opposite-type body regions defines the locations of body contact regions, which are implanted subsequently with a blanket implant. The surface of the source regions and body contact regions are silicide clad, and an overlying insulator layer deposited and planarized. Contact openings are formed through the planarized insulator layer, within which conductive plugs are formed to contact the metal silicide, and thus the source and body regions of the device. A metal conductor is formed overall to the desired thickness, and contacts the conductive plugs to provide bias to the source and body regions.
Semiconductor device
A semiconductor apparatus includes: a gate electrode in a trench and facing a p type base region with a gate insulating film interposed therebetween on a portion of a side wall; a shield electrode in the trench and between the gate electrode and a bottom of the trench; an electric insulating region in the trench, the electric insulating region extending between the gate electrode and the shield electrode, and further extending along the side wall and the bottom of the trench to separate the shield electrode from the side wall and the bottom; a source electrode electrically connected to an n.sup.+ type source region and the shield electrode. The shield electrode has high resistance regions at positions where the high resistance regions face the side walls of the trench, and a low resistance region at a position where the low resistance region is sandwiched between the high resistance regions.

The present invention generally relates to a structure and manufacturing of a power field effect transistor (FET). The present invention provides a planar power metal oxide semiconductor field effect transistor (MOSFET) structure and an insulated gate bipolar transistor (IGBT) structure comprising a split gate and a semi-insulating field plate. The present invention also provides manufacturing methods of the structures.
Gate-all-around fin device
A gate-all around fin double diffused metal oxide semiconductor (DMOS) devices and methods of manufacture are disclosed. The method includes forming a plurality of fin structures from a substrate. The method further includes forming a well of a first conductivity type and a second conductivity type within the substrate and corresponding fin structures of the plurality of fin structures. The method further includes forming a source contact on an exposed portion of a first fin structure. The method further comprises forming drain contacts on exposed portions of adjacent fin structures to the first fin structure. The method further includes forming a gate structure in a dielectric fill material about the first fin structure and extending over the well of the first conductivity type.
High-voltage junctionless device with drift region and the method for making the same
The present invention discloses a method of forming a high voltage junctionless device with drift region. The drift region formed between the semiconductor channel and the dielectric layer enables the high voltage junctionless device to exhibit higher punch-through voltages and high mobility with better performance and reliability.
Method for manufacturing a semiconductor device with increased breakdown voltage
According to one embodiment, a method for manufacturing a semiconductor device comprises making a first opening, ion-implanting an impurity of a second conductivity type, and forming a third semiconductor layer of the second conductivity type. The first opening is made in a second semiconductor layer. The second semiconductor layer is provided on a first semiconductor layer. The first opening extends in a second direction. A dimension in a third direction of an upper part of the first opening is longer than a dimension in the third direction of a lower part of the first opening. The third direction is perpendicular to the first direction and the second direction. The impurity of the second conductivity type is ion-implanted into a side surface of the lower part of the first opening. The third semiconductor layer of the second conductivity type is formed in an interior of the first opening.
