A plurality of metal pads is distributed substantially uniformly throughout substantially an entirety of a surface of the chip. The plurality of metal pads has top surfaces level with a top surface of the surface dielectric layer. The plurality of metal pads includes active metal pads and dummy metal pads. The active metal pads are electrically coupled to the integrated circuits. The dummy metal pads are electrically decoupled from the integrated circuits.
METHOD AND AN APPARATUS FOR FORMING AN ELECTRONIC DEVICE
A method and an apparatus for forming an electronic device is provided. The method comprises: providing a substrate; disposing at least one electronic component on the substrate via a solder paste; applying microwave radiation to the substrate to reflow the solder paste; applying a vacuum pressure to the substrate to remove voids formed within the solder paste during the reflowing of the solder paste; solidifying the solder paste into solder bumps between the substrate and the at least one electronic component.
Method for forming a package structure
A method for forming a package structure is provided. The method includes transporting a first package component into a processing chamber. The method includes positioning the first package component on a chuck table. The method includes using the chuck table to heat the first package component. The method includes holding a second package component with a bonding head. The bonding head communicates with a plurality of vacuum devices via a plurality of vacuum tubes, and the vacuum devices each operate independently. The method also includes bonding the first package component and the second package component in the processing chamber to form the package structure.
METHOD AND AN APPARATUS FOR FORMING AN ELECTRONIC DEVICE
A method and an apparatus for forming an electronic device is provided. The method comprises: providing a substrate; disposing at least one electronic component on the substrate via a solder paste; applying an inert atmosphere to the substrate and the solder paste, wherein the inert atmosphere has a reduced oxygen partial pressure compared with air atmosphere; and reflowing the solder paste by a heating process within the inert atmosphere to reduce voids formed within the solder paste during the reflowing of the solder paste.
Bonding through multi-shot laser reflow
A method includes performing a first laser shot on a first portion of a top surface of a first package component. The first package component is over a second package component, and a first solder region between the first package component and the second package component is reflowed by the first laser shot. After the first laser shot, a second laser shot is performed on a second portion of the top surface of the first package component. A second solder region between the first package component and the second package component is reflowed by the second laser shot.
METHOD FOR FORMING AN ELECTRONIC DEVICE WITH A GLASS SUBSTRATE
A method for forming an electronic device is provided, comprising: providing a glass substrate, wherein the glass substrate has on its top surface a top redistribution layer; attaching an electronic component on the top redistribution layer of the glass substrate; bonding the electronic component onto the top redistribution layer by applying laser assisted bonding through the glass substrate; forming an encapsulant layer on the glass substrate to encapsulate the electronic component and the top redistribution layer; forming through vias in the glass substrate; forming a bottom redistribution layer onto a bottom surface of the glass substrate; and mounting solder bumps onto the bottom redistribution layer.
