Aqueous polyurethane resin dispersion
11708505 · 2023-07-25 · ·

An aqueous polyurethane resin having a cationic group in a side chain thereof is obtainable by reacting a polyester polyol, a polyisocyanate, and a diol containing a quaternary N-atom or amino group, the quaternary N-atom or amino group being not present in the carbon chain between the two hydroxyl groups of the diol. The polyester polyol is obtained by reacting an aromatic polycarboxylic acid and a polyol. The polyurethane resin is suitable as a resin in treatment liquids for inkjet printing.

The present invention relates to a polishing pad for use in a chemical mechanical planarization (CMP) process of semiconductors, to a process for preparing the same, and to a process for preparing a semiconductor device using the same. The polishing pad according to an embodiment can achieve low hardness by comprising a polishing layer formed using a curing agent of specific components. It is possible to enhance the mechanical properties of the polishing pad, as well as to improve the surface defects appearing on the surface of a semiconductor substrate, by controlling the surface roughness reduction rate and the recovery elasticity index of the polishing pad to specific ranges. It is also possible to further enhance the polishing rate.

Process for preparing light curable energetic binder

The present invention is directed to a process for preparing light curable energetic polymeric binders. The process for preparing such binder comprises the steps of mixing a pre-polymer such as PGN or GAP having a terminal hydroxyl group with a solvent and adding reactants wherein the reactant has a light curable moiety and a pre-polymer reactive moiety. Catalysts such as carbodiimide and DMAP may be further added to the mixture.
