A semiconductor device includes a semiconductor substrate, a peripheral device on the semiconductor substrate, a lower insulating structure on the semiconductor substrate and covering the peripheral device, a first conductive line on the lower insulating structure, a memory cell structure on the first conductive line, and a second conductive line on the memory cell structure. The memory cell structure may include an information storage material pattern and a selector material pattern on the lower insulating structure in a vertical direction. The selector material pattern may include a first selector material layer including a first material and a second selector material layer including a second material. The second selector material layer may have a threshold voltage drift higher than that of the first material. The second selector material layer may have a second width narrower than a first width of the first selector material layer.

A phase-change memory cell includes a heater, a memory region made of a phase-change material located above said heater, and an electrically conductive element positioned adjacent to the memory region and the heater at a first side of the heater. The electrically conductive element extends parallel to a first axis and has, parallel to the first axis, a first dimension at the first side that is greater than a second dimension at a second side opposite to the first side.
NON-VOLATILE MEMORY STRUCTURE WITH POSITIONED DOPING
Disclosed is a resistive random access memory (RRAM). The RRAM includes a bottom electrode made of tungsten and a switching layer made of hafnium oxide disposed above the bottom electrode, wherein the switching layer includes a filament and one or more lateral regions including a doping material that are between a top region and a bottom region of the switching layer. The RRAM further includes a top electrode disposed above the switching layer.
FERROELECTRIC TUNNEL JUNCTION DEVICES WITH INTERNAL BIASES FOR LONG RETENTION
A ferroelectric tunnel junction (FTJ) memory device may include a first electrode and a ferroelectric layer comprising ferroelectric dipoles that may generate a first electric field. The first electric field may be oriented in a first direction when the device operates in an ON state. The device may also include a barrier layer that may generate a depolarizing second electric field that may be oriented in a second direction opposite of the first direction when the device operates in the ON state. The device may further include a second electrode. The first electrode and the second electrode may generate a third electric field that is oriented in the first direction when the device operates in the ON state.
Techniques for forming memory structures
Methods, systems, and devices for techniques for forming memory structures are described. Forming a memory structure may include etching a stack of material including a conductive line, a first electrode and a sacrificial material to divide the stack of material into multiple sections. The process may further include depositing an oxide material in each of the first quantity of channels to form multiple oxide materials. The sacrificial material may be etched to form a second channel between two oxide materials of the multiple oxide materials. Memory material may be deposited over the two oxide materials and the second channel, which may create a void in the second channel between the memory material and the first electrode. The memory material may be heated to fill the void in the second channel.
PHASE CHANGE MEMORY HAVING GRADUAL RESET
A phase change memory (PCM) structure configured for performing a gradual reset operation includes first and second electrodes and a phase change material layer disposed between the first and second electrodes. The PCM structure further includes a thermal insulation layer disposed on at least sidewalls of the first and second electrodes and phase change material layer. The thermal insulation layer is configured to provide non-uniform heating of the phase change material layer. Optionally, the thermal insulation layer may be formed as an air gap. The PCM structure may be configured having the first and second electrodes aligned in a vertical or a lateral arrangement.
HYBRID TRANSISTOR AND MEMORY CELL
A hybrid switch and memory cell includes a transistor device that has an atomically-thin semiconductor material channel, source/drain electrodes, and gate dielectric. The cell includes a resistive-random-access-memory having a thin conductive edge and a 2D insulator layer over the thin conductive edge, wherein the 2D insulator layer extends over the semiconductor channel and serves as the gate dielectric in the transistor device.
Vertical nonvolatile memory device including memory cell string
A vertical nonvolatile memory device including memory cell strings using a resistance change material is provided. Each of the memory cell strings of the nonvolatile memory device includes a semiconductor layer extending in a first direction; a plurality of gates and a plurality of insulators alternately arranged in the first direction; a gate insulating layer extending in the first direction between the plurality of gates and the semiconductor layer and between the plurality of insulators and the semiconductor layer; and a resistance change layer extending in the first direction on a surface of the semiconductor layer. The resistance change layer includes a metal-semiconductor oxide including a mixture of a semiconductor material of the semiconductor layer and a transition metal oxide.
Non-volatile memory structure with positioned doping
