The electronic device includes a plurality of electrical contacts. The intermediate layer is interposed between the electronic device and the heat spreader. The intermediate layer includes a sintered material. The encapsulant encapsulates the electronic device. A surface of the encapsulant is substantially coplanar with a plurality of surfaces of the electrical contacts.

A display device invention includes a substrate on which a plurality of light emitting elements are disposed. A plurality of lines are disposed on an upper surface of the substrate. A plurality of upper pads are disposed on the upper surface of the substrate and electrically connected to the plurality of lines. A plurality of link lines are disposed on a lower surface of the substrate. A plurality of lower pads are disposed on the lower surface of the substrate and electrically connected to the plurality of link lines. A plurality of side lines electrically connect the plurality of upper pads and the plurality of lower pads. The plurality of side lines include a plurality of first side lines and a plurality of second side lines, and the plurality of first side lines and the plurality of second side lines are disposed on different layers.
Chip to chip interconnect in encapsulant of molded semiconductor package
A packaged semiconductor includes an electrically insulating encapsulant body having an upper surface, a first semiconductor die encapsulated within the encapsulant body, the first semiconductor die having a main surface with a first conductive pad that faces the upper surface of the encapsulant body, a second semiconductor die encapsulated within the encapsulant body and disposed laterally side by side with the first semiconductor die, the second semiconductor die having a main surface with a second conductive pad that faces the upper surface of the encapsulant body, and a first conductive track that is formed in the upper surface of the encapsulant body and electrically connects the first conductive pad to the second conductive pad. The encapsulant body includes a laser activatable mold compound.

A display device includes: a substrate; a plurality of pixel columns on the substrate, each of the plurality of pixel columns including a plurality of pixel groups each including a first pixel and a second pixel arranged along a first direction; and a bank enclosing a perimeter of each of the plurality of pixel groups, the bank including a first opening corresponding to each of the plurality of pixel groups, and a second opening located between two pixel groups adjacent to each other in the first direction among the plurality of pixel groups.
PACKAGE STRUCTURE AND PACKAGE SYSTEM
This application discloses a package structure and a package system. The package structure may be used for packaging various types of chips, and is coupled to a PCB, so as to form the package system. The package structure includes a package base layer, a chip, a package body, and a connecting assembly. The package base layer has a first surface and a second surface that are opposite to each other. The chip is coupled to the first surface, and there is a chip pad on a surface that is of the chip and that is away from the package base layer. The package body covers the package base layer and the chip to protect the structure, and the chip pad is wired to a surface of the package body through the connecting assembly.
SEMICONDUTOR PACKAGE SUBSTRATE WITH DIE CAVITY AND REDISTRIBUTION LAYER
A semiconductor package includes a semiconductor substrate forming a cavity and a redistribution layer on a first side of the semiconductor substrate, the redistribution layer forming die contacts within the cavity and a set of terminals for the semiconductor package opposite the semiconductor substrate. The redistribution layer electrically connects one or more of the die contacts to the set of terminals. The semiconductor package further includes a semiconductor die including die terminals within the cavity with the die terminals electrically coupled to the die contacts within the cavity.
DISPLAY DEVICE AND METHOD FOR MANUFACTURING SAME
A display device may include a display area including pixel areas each including an emission area, a non-display area, and a pixel disposed in each of the pixel areas. The pixel may include a first electrode, a second electrode spaced apart from the first electrode and surrounding a periphery of the first electrode, a third electrode spaced apart from the second electrode and surrounding a periphery of the second electrode, a fourth electrode spaced apart from the third electrode and surrounding a periphery of the third electrode, light emitting elements disposed between the first to fourth electrodes, and first and second conductive lines disposed under the first to fourth electrodes with an insulating layer disposed therebetween. The first conductive line may be electrically connected to the first electrode, and the second conductive line may be electrically connected to the fourth electrode.
