An image pickup apparatus includes an image pickup device configured such that a plurality of electrode pads are disposed in a row on an inclined surface; a wiring board configured such that a plurality of first bonded electrodes that are bonded to the plurality of electrode pads via first solder bumps, respectively, are disposed in a row on a first end portion, and a plurality of second bonded electrodes are disposed in a row on a second end portion; and a signal cable configured to be bonded to the plurality of second bonded electrodes via second solder bumps, respectively. The wiring board includes a first protective film which covers the first end portion, and a second protective film which covers the second end portion, and is of a thickness that is greater than a thickness of the first protective film and less than a height of the second solder bumps.
Method of manufacturing semiconductor device and semiconductor device
Reliability of a semiconductor device is improved. A power device includes: a semiconductor chip; a chip mounting part; a solder material electrically coupling a back surface electrode of the semiconductor chip with an upper surface of the chip mounting part; a plurality of inner lead parts and a plurality of outer lead parts electrically coupled with an electrode pad of the semiconductor chip through wires; and a sealing body for sealing the semiconductor chip and the wires. Further, a recess is formed in a peripheral region of the back surface of the semiconductor chip. The recess has a first surface extending to join the back surface and a second surface extending to join the first surface. Also, a metal film is formed over the first surface and the second surface of the recess.
ELECTRONIC PACKAGE AND SUBSTRATE STRUCTURE THEREOF
A substrate structure is provided, which includes a substrate having a plurality of conductors and at least a receiving space formed on a surface of the substrate with the receiving space free from penetrating the substrate. During an encapsulating process, an encapsulant can be filled in the receiving space so as to strengthen the bonding between the substrate and the encapsulant, thereby preventing delamination from occurring therebetween.
ELECTRONIC PACKAGE AND SUBSTRATE STRUCTURE
Provided is a substrate structure, including a substrate having at least one chamfer formed on a surface thereof, and a plurality of conductive bodies formed to the substrate. Therefore, a stress generated during the packaging process is alleviated through the chamfer, and the substrate structure is prevented from being cracked. An electronic package employing the substrate structure is also provided.
