The plasma processing apparatus includes an ultraviolet light source configured to emit an ultraviolet light beam onto a metal surface that faces an interior volume of the plasma chamber. LASER ANNEALING APPARATUS AND LASER ANNEALING METHOD

The present invention provides an efficient heat treatment such as activation treatment of impurities on a substrate such as a thick silicon wafer with large heat capacity by laser annealing.

Provided is a laser annealing apparatus 1 for heat-treating a surface of a substrate 30 comprising: a pulse oscillation laser source 10 which generates a pulse laser with gentle rise time and long pulse width; a continuous wave laser source 20 which generates a near-infrared laser for assisting annealing; optical systems 12, 22 which shape and guide beams 15, 25 of the two types of lasers respectively so as to irradiate the surface of the substrate 30 therewith; and a moving device 3 which moves the substrate 30 relatively to the laser beams 15, 25 to allow scanning of the combined irradiation of the two types of laser beams. According to this apparatus, deep activation of impurities can be performed in a thick semiconductor substrate with large heat capacity while securing sufficient light penetration depth and thermal diffusion length therefor.

Proton irradiation is performed a plurality of times from rear surface of an n-type semiconductor substrate, which is an n.sup.− drift layer, forming an n-type FS layer having lower resistance than the n-type semiconductor substrate in the rear surface of the n.sup.− drift layer. When the proton irradiation is performed a plurality of times, the next proton irradiation is performed to as to compensate for a reduction in mobility due to disorder which remains after the previous proton irradiation. In this case, the second or subsequent proton irradiation is performed at the position of the disorder which is formed by the previous proton irradiation. In this way, even after proton irradiation and a heat treatment, the disorder is reduced and it is possible to prevent deterioration of characteristics, such as increase in leakage current. A method for manufacturing a memory device includes forming trenches in a substrate to define an active region, filling an insulation material in the trenches, treating at least one portion of the insulation material, removing an upper portion of the insulation material from the trenches, so as to expose upper portions of side surfaces of the active region and to convert remaining portions of the insulation material in the trenches to shallow trench isolation (STI) disposed on opposite sides of the active region, forming a lower oxide layer, a middle charge trapping layer, and an upper oxide layer which cover the exposed upper portions of the side surfaces of the active region, an upper surface of the active region between the side surfaces of the active region, and the STI, and forming a gate layer on the upper oxide layer.

A method of fabricating a semiconductor device includes forming a hard mask (HM) mandrel along a first direction over a material layer, forming a first spacer along a sidewall of the HM mandrel, forming a second spacer along a sidewall of the first spacer and forming a patterned photoresist layer having a first line opening over the HM mandrel, the first spacer and the second spacer. First portions of the HM mandrel, the first spacer and the second spacer are exposed within the first line opening. The method also includes removing the first portion of the first spacer through the first line opening to expose a first portion of the material layer and etching the exposed first portion of the material layer to form a first opening in the material layer by using the exposed first portions of the HM mandrel and the second spacer as a sub-etch-mask.
