A semiconductor device having, in a plan view thereof, an active region and a termination region that surrounds a periphery of the active region. The device includes a semiconductor substrate containing a wide bandgap semiconductor, a first-conductivity-type region provided in the semiconductor substrate, spanning from the active region to the termination region, a plurality of second-conductivity-type regions provided between the first-conductivity-type region and the first main surface of the semiconductor substrate in the active region, a first electrode provided on a first main surface of the semiconductor substrate and electrically connected to the second-conductivity-type regions, a second electrode provided on the second main surface of the semiconductor substrate and electrically connected to the first-conductivity-type region, and a lifetime killer region provided in the first-conductivity-type region and spanning from the active region to the termination region. In the active region, pn junctions between the first-conductivity-type region and the second-conductivity-type regions form a vertical semiconductor device element.

A semiconductor apparatus includes: a semiconductor substrate; a diffusion layer; a first depletion prevention region; a channel stopper electrode, a monitor electrode and an insulating film. The inner edge portion of the monitor electrode is positioned between the diffusion layer and the first depletion prevention region. A distance between the outer edge portion of the channel stopper electrode and the inner edge portion of the monitor electrode is a first distance. A distance between the diffusion layer and the first depletion prevention region is a second distance. The first and second distances are set so that a discharge voltage between the channel stopper electrode and the monitor electrode becomes greater than an avalanche breakdown voltage at a PN junction portion of the diffusion layer and the semiconductor substrate.

A thickness of the first portion is equal to a thickness of the second portion. A width of the second portion is wider than a width of the first portion.

The method includes preparing a starting substrate containing silicon carbide, forming a first partial parallel pn layer on the starting substrate by a trench embedding epitaxial process, stacking a second partial parallel pn layer by a multi-stage epitaxial process on the first partial parallel pn layer, and stacking a third partial parallel pn layer on the second partial parallel pn layer by another trench embedding epitaxial process. Each of the first, second and third partial parallel pn layers is formed to include a plurality of first-conductivity-type regions and a plurality of second-conductivity-type regions alternately disposed in parallel to a main surface of the silicon carbide substrate. The first-conductivity-type regions of the first and third partial parallel pn layers face each other in a depth direction of the silicon carbide substrate, and the second-conductivity-type regions partial parallel pn layers face each other in the depth direction.

Plural sessions of proton irradiation are performed by differing ranges from a substrate rear surface side. After first to fourth n-type layers of differing depths are formed, the protons are activated. Next, helium is irradiated to a position deeper than the ranges of the proton irradiation from the substrate rear surface, introducing lattice defects. When the amount of lattice defects is adjusted by heat treatment, protons not activated in a fourth n-type layer are diffused, forming a fifth n-type layer contacting an anode side of the fourth n-type layer and having a carrier concentration distribution that decreases toward the anode side by a more gradual slope than that of the fourth n-type layer. The fifth n-type layer that includes protons and helium and the first to fourth n-type layers that include protons constitute an n-type FS layer. Thus, a semiconductor device having improved reliability and lower cost may be provided.

In SiC-MOSFETs including Schottky diodes, passage of a bipolar current to a second well region formed in a terminal portion sometimes reduces a breakdown voltage. In a SiC-MOSFET including Schottky diodes according to the present invention, the second well region formed in the terminal portion has a non-ohmic connection to a source electrode, and a field limiting layer lower in impurity concentration than the second well region is formed in a surface layer area of the second well region which is a region facing a gate electrode through a gate insulating film.

The present disclosure discloses a semiconductor device and a preparation method thereof. The semiconductor device includes: an N+ substrate, a plurality of openings opening toward a back surface formed in the N+ substrate; an N− epitaxial layer formed on the N+ substrate, the N− epitaxial layer including: an active area epitaxial layer including a plurality of P++ area rings and a plurality of groove structures, wherein single groove structure is formed on single P++ area ring; a terminal area epitaxial layer including an N+ field stop ring and a plurality of P+ guard rings; a Schottky contact formed on the active area epitaxial layer, a passivation layer formed on the terminal area epitaxial layer, and ohmic contacts formed on the back surface of the N+ substrate and in the plurality of openings.

Semiconductor die with improved ruggedness

A semiconductor die includes a substrate, a first passivation layer over the substrate, and a second passivation layer over the first passivation layer and the substrate. The substrate has boundaries defined by a substrate termination edge. The first passivation layer is over the substrate such that it terminates at a first passivation termination edge that is inset from the substrate termination edge by a first distance. The second passivation layer is over the first passivation layer and the substrate such that it terminates at a second passivation termination edge that is inset from the substrate termination edge by a second distance. The second distance is less than the first distance such that the second passivation layer overlaps the first passivation layer.

The silicon carbide semiconductor substrate has an active region through which a main current flows, and a termination region surrounding a periphery of the active region in a top view of the silicon carbide semiconductor device. In the top view, the active region is of a rectangular shape, which has two first sides in a <11-20> direction and two second sides in a <1-100> direction. The two first sides are each of a first length, and the two second sides are each of a second length, the first length being longer than the second length.
