Low trigger and holding voltage silicon controlled rectifier (SCR) for non-planar technologies

The present disclosure relates to a Silicon Controlled Rectifier (SCR) in non-planar technology to provide a robust ESD protection in System on Chip employing non-planar technologies. The disclosed SCR incorporates wire or fin shaped nanostructures extending from p-type tap to cathode, from the cathode to anode, and from the anode to n-type tap to provide parallel trigger paths to prevent problem of current crowding at the base emitter junction that limits efficient turn-on in conventional SCRs. The proposed structure helps in offering lower trigger and holding voltage, and therefore very high failure currents. The disclosed SCR has sub-3V trigger and holding voltage to provide an efficient and robust ESD protection in SOCs. The proposed device also offers three times better ESD robustness per unit area. Further the proposed SCR has no added capacitive loading and is compatible with standard process flow and design rules.

The ESD protection device further includes a silicon controlled rectifier (SCR) connected between the middle node and a second pad receiving a second voltage higher than the first voltage.

Thyristor memory cell arrays and their fabrication have improved features. Assist-gates between thyristor memory cells in an array operate on both sides of an assist-gate. The assist-gates can be arranged in various ways for optimized performance and the materials of the assist-gate are selected to control the bias voltage of the assist-gate in operation. The PNPN (or NPNP) thyristor layers of the memory cell can be fabricated in different process flows according to manufacturing concerns and the dopant concentrations of the layers are selected to reduce temperature sensitivity of the memory cell.

Low capacitance transient voltage suppressor

A transient voltage suppressor (TVS) circuit includes a P-N junction diode and a silicon controlled rectifier (SCR) formed integrated in a lateral device structure of a semiconductor layer. The lateral device structure includes multiple fingers of semiconductor regions arranged laterally along a first direction on a major surface of the semiconductor layer, defining current conducting regions between the fingers. The current paths for the SCR and the P-N junction diode are formed in each current conducting region but the current path for the SCR is predominantly separated from the current path for the P-N junction diode in each current conducting region in a second direction orthogonal to the first direction on the major surface of the semiconductor layer. The TVS device of the present invention realizes low capacitance at the protected node. The TVS device is suitable for protecting data pins of an integrated circuit, especially when the data pins are used in high speed applications.

DIODE-TRIGGERED SCHOTTKY SILICON-CONTROLLED RECTIFIER FOR FIN-FET ELECTROSTATIC DISCHARGE CONTROL

Various embodiments include fin-type field effect transistor (FinFET) structures. In some cases, a FinFET structure includes: a p-type substrate; a silicon-controlled rectifier (SCR) over the p-type substrate, the SCR including: a p-well region and an adjacent n-well region over the substrate; and a negatively charged fin over the p-well region; and a Schottky diode electrically coupled with the SCR, the Schottky diode including a gate in the n-well region, the Schottky diode positioned to mitigate electrostatic discharge (ESD) across the negatively charged fin and the n-well region in response to application of a forward voltage across the gate.

Provided is a small-area one-time programmable semiconductor memory device that uses a PNPN structure, which is parasitically generated in a CMOS process. An N-type region provided in a location other than both ends or a P-type region provided in a location other than both the ends is put into a floating state so that PNPN current flows, and a thermal breakdown of a resistor caused by this current is used as a memory element.

FINFET SCR WITH SCR IMPLANT UNDER ANODE AND CATHODE JUNCTIONS

SCRs are a must for ESD protection in low voltagehigh speed I/O as well as ESD protection of RF pads due to least parasitic loading and smallest foot print offered by SCRs. However, conventionally designed SCRs in FinFET and Nanowire technology suffer from very high turn-on and holding voltage. This issue becomes more severe in sub-14 nm non-planar technologies and cannot be handled by conventional approaches like diode- or transient-turn-on techniques. Proposed invention discloses SCR concept for FinFET and Nanowire technology with diffused junction profiles with sub-3V trigger and holding voltage for efficient and robust ESD protection. Besides low trigger and holding voltage, the proposed device offers a 3 times better ESD robustness per unit area.
