A method for manufacturing a semiconductor structure is provided, wherein the method includes the following operations. A substrate having a transistor is received, wherein the transistor includes a channel region and a gate on a first side of the channel region. A second side of the channel region of the transistor is exposed, wherein the second side is opposite to the first side. A metal oxide is formed on the second side of the channel region of the transistor, wherein the metal oxide contacts the channel region and is exposed to the environment. A semiconductor structure and an operation of a semiconductor structure thereof are also provided.
Silicon carbide MOSFET with source ballasting
An integrated device and a method for making said integrated device. The integrated device includes a plurality of planar MOSFETs that have a first contact region formed in a first source region of a plurality of source regions and a second contact region formed in a second source region of the plurality of source regions. The first and second contact regions have respective portions of the source region doped with the second conductivity type, and the first and second contact regions are separated by a JFET region, wherein the JFET region is longer in one planar dimension than the other and the first and second contact regions are separated by the longer planar dimension. The JFET region is bounded on at least one side corresponding to the longer planar dimension by a source region and a body region in conductive contact with at least one contact region.
Resistor structure for integrated circuit, and related methods
Embodiments of the disclosure provide a resistor structure for an integrated circuit (IC) and related methods. The resistor structure may include: a shallow trench isolation (STI) region on a substrate; a resistive material above a portion of the shallow trench isolation (STI) region; a gate structure on another portion of the STI region, above the substrate, and horizontally displaced from the resistive material; an insulative barrier above the STI region and contacting an upper surface and sidewalls of the resistive material, an upper surface of the insulative barrier being substantially coplanar with an upper surface of the gate structure; and a pair of contacts within the insulative barrier, and each positioned on an upper surface of the resistive material.

INTEGRATION OF PASSIVE COMPONENTS IN III-N DEVICES
Disclosed herein are integrated circuit structures, packages, and devices that include resistors and/or capacitors which may be provided on the same substrate/die/chip as III-N devices, e.g., III-N transistors. An integrated circuit structure, comprising a base structure comprising a III-N material, the base structure having a conductive region of a doped III-N material. The IC structure further comprises a first contact element, including a first conductive element, a dielectric element, and a second conductive element, wherein the dielectric element is between the first conductive element and the second conductive element, and wherein the first conductive element is between the conductive region and the dielectric element. The IC structure further comprises a second contact element electrically coupled to the first contact element via the conductive region.
Method for manufacturing semiconductor and structure and operation of the same

Resistor Divider with Improved Resistor Matching
Described examples include a semiconductor device having a resistor. The resistor includes a first terminal and a second terminal. The resistor also includes a first resistive element over an insulating layer over a substrate having a first end coupled to the first terminal of the resistor and a second end coupled to the second terminal of the resistor; and a parallel second resistive element over the insulating layer over the substrate having a first end coupled to the first terminal of the resistor and a second end coupled to the second terminal of the resistor. The resistor may also be coupled in series with another resistor.
E-fuse for use in semiconductor device
An e-fuse for a semiconductor device includes first and second electrodes; a gate metal electrically coupling the first and second electrodes with each other; a semiconductor layer formed under the gate metal, and forming a capacitor together with the gate metal; and a first oxide layer formed under the gate metal and on both sides of the semiconductor layer.

A method of making a semiconductor device includes etching an insulation layer to form a plurality of openings over a first region of the substrate and a plurality of openings over a second region of the substrate. The method includes filling a first opening of the plurality of openings over the first region with a first P-metal. The method includes filling a second opening of the plurality of openings over the first region with a first N-metal. An area of the first N-metal substantially differs in size from an area of the first P-metal. The method includes filling a first opening of the plurality of openings over the second region with a second P-metal. The method includes filling a second opening of the plurality of openings over the second region with a second N-metal. An area of the second N-metal differs from an area of the second P-metal.
A POWER SEMICONDUCTOR DEVICE WITH AN AUXILIARY GATE STRUCTURE
The disclosure relates to power semiconductor devices in GaN technology. The disclosure proposes an integrated auxiliary gate terminal (15) and a pulldown network to achieve a normally-off (E-Mode) GaN transistor with threshold voltage higher than 2V, low gate leakage current and enhanced switching performance. The high threshold voltage GaN transistor has a high-voltage active GaN device (205) and a low-voltage auxiliary GaN device (210) wherein the high-voltage GaN device has the gate connected to the source of the integrated auxiliary low-voltage GaN transistor and the drain being the external high-voltage drain terminal and the source being the external source terminal, while the low-voltage auxiliary GaN transistor has the gate (first auxiliary electrode) connected to the drain (second auxiliary electrode) functioning as an external gate terminal. In other embodiments a pull-down network for the switching-off of the high threshold voltage GaN transistor is formed by a diode, a resistor, or a parallel connection of both connected in parallel with the low-voltage auxiliary GaN transistor.
